    Notes: The Williams–Watts or stretched exponential decay of the form A(t)=exp[−(t/τ)β] and variations of this form are compared to the capture and emission kinetics of the DX center observed by a number of authors. It is found that the time and temperature behavior of the DX center capture and emission characteristics can be reproduced with a thermally activated time constant τ and a linear dependence of β on temperature. Activation energies, lattice vibration frequencies, and models of implicit distributions of activation energies are compared to values previously found in the literature. Consistency is found between parameters for both capture and emission, and implications of this model are discussed.

    Notes: Ion implantation is used to modify the local environment of the DX center in Si-doped Al0.27Ga0.73As grown by molecular beam epitaxy (MBE), and the variations in DX center properties with subsequent rapid thermal annealing processes are examined using deep level transient spectroscopy. In the as-grown sample, two DX center peaks are found with the same activation energy of 0.46±0.01 eV, but with widely different cross sections. The main DX center peak ME3, which appears at higher temperatures due to its smaller cross section, remains stable throughout the experiments. The second DX center peak ME2 has a much larger cross section, and appears at a lower temperature. The capture properties of this subsidiary DX center peak are markedly altered in the ion-implanted samples. Samples which were subject solely to the rapid thermal annealing processes have stable DX center trap signatures, indicating that arsenic loss during annealing does not significantly influence the DX center characteristics. It is proposed that regions of incomplete ordering and defect complexing in the AlGaAs film give rise to the various subsidiary DX center peaks observed.

    Notes: Using x-ray diffraction, Rutherford backscattering spectrometry, Auger electron spectroscopy, and scanning electron microscopy, effects of ambient anneal and Pt thickness on the interdiffusion of Pt/Ti bilayers deposited on SiO2/Si and on reactively sputtered TiN/Ti/Si substrates have been investigated. The Pt layer was 2000 or 930 A(ring) thick while the Ti thickness was fixed at 1000 A(ring). The wafers were annealed in either O2 or N2 ambients or in N2 followed by O2, with temperatures ranging from 600 to 800 °C for 30 min. The anneal ambients and the thickness of Pt relative to the Ti layer had tremendous effects on the interdiffusion processes, the reaction products, and the surface morphology of the multilayer structures. Samples annealed in O2 were generally rough, with bumps of the order of 1000 A(ring), while those annealed in N2 were relatively smooth. With lead zirconium titanate on top, the surface of Pt/Ti electrode annealed in O2 at 650 °C was relatively smooth.

    Notes: Abstract. A recurring disease known as ‘black patch necrosis’ (BPN) has been the cause of severe mortalities in 0-group and 1-group Dover sole during the period 1974-1978 at the Sea Fish Industry Authority's Marine Cultivation Unit at Hunter-ston, Ayrshire, Scotland. Samples of diseased and healthy Dover sole tissue were examined microbiologically and a long thin filamentous Gram-negative organism, strongly resembling Flexibacter columnar's, was repeatedly isolated from diseased tissue but was not found in healthy tissue. This organism was pathogenic to Dover sole, producing 100% mortality in 96 h at 17.5°C (±2°C) and the organism was reisolated from all the infected fish. The pathogenic isolate and reisolate were examined and compared with reference strain NCMB 1038 of Flexibacter columnarts, formerly known as Chondrococcus columnaris or Cytophaga columnaris. The isolate, reisolate and type culture were identical with respect to cell morphology, oxidase test, catalase production, production of H2S, casein hydrolysis, gelatin liquefaction, hydrolysis of Tween 20, degradation of tyrosine and starch hydrolysis. All bacterial types showed similar patterns of sensitivity to a range of antibiotics. It is proposed that a Flexibacter columnari's-like organism is associated with the condition in farmed Dover sole known as ‘black patch necrosis’.

    Notes: Time-zero current-voltage characteristics and time-dependent current behavior of metal-ferroelectric-metal (Pt-PZT-Pt) capacitor structures have been studied. Under constant-voltage stressing, the current density through the 1500-A(ring)-thick lead-zirconate-titanate (PZT) film exhibits a power-law dependence on time, with the exponent (∼0.33) independent of temperature and voltage. Electrode material dependence of current density indicates that the conventional model of trap-limited single-carrier injection over nonblocking contacts is inadequate to explain the time-zero current. A change in top electrode material from Pt to In leads to the observation of work-function-driven Schottky contacts between the metal and ferroelectric. The current-voltage characteristics fit a two-carrier injection metal-semiconductor-metal model incorporating blocking contacts, with distinct low- and high-current regimes (PZT is assumed to be p-type and trap-free in this model). Temperature-dependent I-V measurements indicate a Pt-PZT barrier height of 0.6 eV and an acceptor doping level of ∼1018 cm−3 in PZT. The implications of this model on the optimization of ferroelectric capacitors for dynamic random access memory applications are discussed.

    Notes: Paraelectric lead lanthanum zirconium titanate (PLZT) films, 150 nm thick, were deposited using a spin-coat, sol-gel process followed by a 650 °C oxygen anneal. X-ray diffraction indicated complete conversion to the perovskite phase. Sputter-deposited platinum electrodes were employed with the PLZT films to form thin-film capacitors with the best combination of high charge storage density (26.1 μC/cm2 at 3 V and 36.4 μC/cm2 at 5 V) and leakage current density (0.2 μA/cm2 at 3 V and 0.5 μA/cm2 at 5 V ) reported to date. The electrical characteristics of these thin-film capacitors meet the requirements for a planar bit cell capacitor for 64-Mbit dynamic random access memories.
