    Notizen: Emission of a 100 mW cw beam into a nearly diffraction limited near-circular spot by a grating surface emitting (GSE) semiconductor laser, with radiance of 5.3×106 W/sr cm2, is described. The distributed out-coupled master oscillator power amplifier (DOC-MOPA) devices comprise active grating outcoupled power amplifiers and monolithic distributed feedback laser oscillators. With single wavelength (930 nm) operation demonstrated to 260 mW, they produce narrow linewidth (10 MHz) beams and near-ideal far-field patterns. The DOC-MOPA promises to become an efficient, compact source of high-quality ≥1 W cw light. Such fully collimated high power cw beams demonstrate the potential of GSE lasers to serve in systems requiring higher power than available from conventional edge-emitting technology.

    Notizen: Steady-state photoconductivity, sub-band-gap absorption and electron spin resonance (ESR) measurements were carried out on annealed and light soaked intrinsic hydrogenated amorphous silicon (a-Si:H) films. The experimental results were modeled using detailed numerical analysis. The defect densities derived from the sub-band-gap absorption in the light soaked films were correlated with the ESR spin densities. Self-consistent fitting of the data was obtained using a gap state distribution which consists of positively charged defect states above, negatively charged defect states below and neutral defect states at about the midgap. Both the annealed and the light degraded states are modeled using the same gap states which increase upon light soaking and have a slight increase in the ratio of the neutral to charged defect densities. These results on intrinsic a-Si:H are consistent with proposed charged defect models and clearly indicate the importance of charged defect states in determining sub-band-gap absorption as well as its correlation with neutral dangling bonds.

    Notizen: We report the temperature-dependent characteristics of photoluminescence emission in modulation δ-doped AlxGa1−xAs/InyGa1−yAs/GaAs structures. Transition energies are analyzed using a self-consistent solution of the coupled k⋅P Hamiltonian–Poisson equation. At low temperatures, dominant emissions are due to the transitions from the first electron subband to the first heavy-hole subband and from the second electron subband to the first heavy-hole subband irrespective of the location of modulation doping. The second hole subband related transitions associated with the first electron subband or the second electron subband emerges with increasing temperature depending on the location of doping. The relative intensities of the transitions from the first and second electron subbands to the first heavy-hole subband transitions are analyzed as a function of the Fermi energy position. An excellent agreement is found between the measurements and calculations. © 1994 American Institute of Physics.

    Notizen: Conventional Hall-effect determination of the two-dimensional electron gas (2DEG) concentration n2D in pseudomorphic high electron mobility transistor structures is invalid because of interference from the highly doped GaAs cap. Furthermore, the usual methods of dealing with this cap-interference problem, namely, (1) etching off the cap totally, (2) etching the cap until the mobility reaches a maximum, or (3) growing a separate structure with a thin, depleted cap, in general, give n2D values that are too low. However, we show here that magnetic-field-dependent Hall (M-Hall) measurements can separately determine the carrier concentrations and mobilities in the cap and 2DEG regions, as verified by comparison with a self-consistent, four-band, k⋅p calculation and also by electrochemical capacitance-voltage measurements in structures with different cap and spacer thicknesses.

    Notizen: The coercive force HC of partially reduced, acicular γ-Fe2O3 particles having an adsorbed Co layer (4 wt % Co; Fe+2/Fe+3≈0.09; 2000 A(ring)×240 A(ring) particle dimensions; 36 m2/g specific surface area) increases substantially following surface treatment with (NaPO3)n≈14⋅Na2O. The maximum observed effect occurs at a polyphosphate-to-iron oxide weight ratio P/Fe near 0.5, denoted (P/Fe)max, where HC of the Co-adsorbed oxide increases from 687 to 1096 Oe immediately following treatment. The latter value increased to 1215 Oe after a four month storage in an argon environment containing less than 1 ppm H2O and O2, suggesting that the polyphosphate-oxide interaction is sensitive to moisture or oxygen. Co-adsorbed particles containing no Fe+2 in the oxide core also exhibit HC enhancement following surface treatment, but the change in HC is substantially less than that of particles containing Fe+2. The general behavior of polyphosphate-treated Co-adsorbed particles is observed to be similar to that of treated berthollide particles having no adsorbed Co layer: (i) the magnitude and sign of change in HC varies with P/Fe, reaching a peak value at (P/Fe)max, (ii) the magnitude of increase in HC at (P/Fe)max depends on the Fe+2 content of the particle core, (iii) saturation magnetization of the particles treated at (P/Fe)max is essentially unchanged from that of the untreated precursor, (iv) HC of specimens treated at (P/Fe)max returns to the value of the untreated precursor when the polyphosphate coating is removed via washing with water, and (v) particle dissolution occurs when P/Fe(very-much-greater-than)(P/Fe)max. Studies of anisotropy field distributions show that there is no obvious bimodal character to the very broad distribution of anisotropy fields found in randomly oriented specimens of surface-treated particles.

    Notizen: Using electron-spin resonance (ESR), we demonstrate that several E' variant precursors exist in a variety of technologically significant thermally grown thin SiO2 films on Si. The E' variants include two varieties with the ubiquitous Eγ' line shape (zero-crossing g=2.0005, O3≡Si⋅) and a second very narrow line shape (zero-crossing g=2.0019, structure unknown). We tentatively label the g=2.0019 defect EP for provisional E' and distinguish the Eγ' variants Eγn' (neutral) and Eγp' (positive). We combine ESR, capacitance versus voltage electrical measurements, and charge injection sequences to compare the electronic properties of the defects. We find that paramagnetic EP defects are positively charged while paramagnetic Eγ' centers can be either positively charged or, under some circumstances, neutral. We find that EP precursors have a very large capture cross section for holes (σ=10−13 cm2) and that paramagnetic EP defects have an even larger capture cross section for electrons (σ=10−12 cm2). Both EP capture cross sections are an order of magnitude greater than those of the Eγp' defects. We find that EP centers are distributed much more broadly throughout the oxide than either the Eγp' or Eγn' defects. We also find a two order of magnitude variation in EP density dependent upon processing variations. In addition, EP centers, unlike the Eγ' variations, are not stable at room temperature. With their large capture cross section for holes and even larger capture cross section for electrons, EP defects may be relevant to device reliability and charge trapping under conditions of a low, relatively pure hole fluence such as in hot hole injection in short n-channel metal-oxide-semiconductor field-effect transistors.
