    Notes: Abstract Pulsed Laser-Induced Epitaxy (PLIE)/Gas Immersion Laser Doping (GILD) offers several advantages over alternative epitaxial processes, especially because the process can be made spatially selective. Here, a pulsed XeCl excimer laser is used to grow poly-Si1−xGex layers with Ge fractions up to 30% by intermixing a structure of electron beam-evaporated a-Ge on poly-Si deposited on quartz. Arsenic or boron dopant is incorporated during the melt process by using, respectively, an AsF5 or BF3 gas ambient. RBS and SIMS analysis reveal that the Ge metallurgical depth, the dopant junction depth and the incorporated dopant dose scale with the laser energy density and the number of laser pulses. The sheet resistance values reached after GILD process are low enough to be suitable for the fabrication of source and drain for poly-SiGe TFTs.

    Description / Table of Contents: A quantitative analysis performed by the applications of fundamental parameter methods uses the theoretical algorithm for primary and secondary excitation. The accuracy is approximately ±1 wt%. Many more reference samples are necessary for the empirical coefficient methods at an accuracy of about ±0.1 wt%. From the physical meaning of the coefficients in Lachance-Traill's linear system of equations the possibility of calculating them by means of fundamental parameters follows, thus reducing the number of necessary reference samples to only one. Theoretical considerations and experiments with numerous steel and cement samples were successful and gave an accuracy of ±0.3 wt% as compared with spectrooptical and wet chemical analysis. It is within the above mentioned two values.
    Notes: Die Analyse mit Hilfe fundamentaler Parameter baut auf den theoretischen Zusammenhängen zwischen der Fluoreszenzzählrate, der Probenzusammensetzung und fundamentaler Grössen auf und gestattet unter Verwendung von Referenzproben Analysengenauigkeiten von grössenordnungsmassig einem Gewichtsprozent. Bei den empirischen Koeffizientenmethoden ergeben unter Verwendung einer grösseren Zahl von Referenzproben die Analysen eine um etwa eine Grössenordnung bessere Genauigkeit. Werden in dem von Lachance-Trail1 angegebenen Linearsystem die Koeffizienten auf ihre physikalische Bedeutung hin untersucht, so zeigt es sich, dass sie in eindeutiger Weise mittels fundamentaler Parameter zu interpretieren und damit die Referenzprobenzahl auf eine einzige reduziert werden kann. Die an die theoretischen Überlegungen angeschlossenen experimentellen Untersuchungen an einer grösseren Zahl von Stahl- und Zementproben bestätigen die Zulässigkeit dieser Kombination und führten in den behandelten Fällen zu einer Genauigkeit von ±0,3 Gewichtsprozent im ganzen Konzentrationsbereich, also einem Wert, der zwischen den beiden oben genannten Schranken liegt.
