    Notes: A new version for the marlowe code, which enables dynamic simulation of damage processes during ion implantation to be performed, has been developed. This simulation code is based on uses of the Ziegler–Biersack–Littmark potential [in Proceedings of the International Engineering Congress on Ion Sources and Ion-Assisted Technology, edited by T. Takagi (Ionic Co., Tokyo, 1983), p. 1861] for elastic scattering and Firsov's equation [O. B. Firsov, Sov. Phys. JETP 61, 1453 (1971)] for electron stopping. By introducing a damage function f(z)=l−exp[−ΔE(z)/Ecrit], where ΔE(z) is the deposition energy due to nuclear stopping per unit volume at depth z and Ecrit is the critical energy assessed from the experiment, the present code allows us to simulate how the crystalline structure at depth z transforms to the disordered structure, resulting in the marked change in the penetration of implanted ions as ion implantation proceeds. To examine the applicability of the present simulation code for practical ion implantation, we have performed dynamic simulations of the depth profile of implanted ions considering the changes in the crystalline structure due to disordering during ion implantations, and the results are compared with the experimental results of Mayer et al. [Can. J. Phys. 46, 664 (1968)]. The agreement between theoretical and experimental results has been found to be very good. A prediction on the dose dependence of lattice disorder for practical low-dose implantation in GaAs is also presented.

    Notes: Abstract The experimental investigations were consisting of two parts. The first part was carried out to study the effect of corner geometry on the steady-state forced convection inside horizontal isosceles triangular ducts with sharp corners. The electrically-heated triangular duct was used to simulate the triangular passage of a plate-fin compact heat exchanger. The isosceles triangular ducts were manufactured with duralumin, and fabricated with the same length of 2.4 m and hydraulic diameter of 0.44 m, but five different apex angles (i.e. θ a =15∘,30∘, 40∘,60∘, and 90∘) respectively. The investigation was performed under turbulent flow condition covering a wide range of Reynolds number (i.e. 7000≤Re D ≤20000). It was found that the best thermal performance is achieved with the apex angle of 60∘. The second part was performed to investigate the effect of surface roughness on the forced convection of the same system. Horizontal equilateral triangular ducts with an apex angle of 60∘ were fabricated with the same length and hydraulic diameter, but different average surface roughnesses of 1.2 m,3.0 m and 11.5 m respectively. It was concluded that the duct with a higher surface roughness will have a better heat transfer performance. Non-dimensional expressions for the determination of the heat transfer coefficient of the triangular ducts with different apex angles and surface roughnesses were also developed.

    Notes: Abstract Convective heat transfer from the electronic component on a simulated horizontal printed-circuit board (PCB) assembly to the ambient air was found to be enhanced significantly by lifting the electronic components a vertical protrusion off from the board's surface. Effects of the gap between the lifted electronic component and the PCB's surface, the electronic component's pitch-to-height ratio and the Reynolds number of the air-flow on the heat dissipation from the PCB assembly were investigated experimentally. Heat transfer measurements were obtained for duct clearance-based Reynolds numbers from 400 to 19000. Enhanced convection was obtained by increasing the vertical protrusion of the lifted component, especially when the Reynolds number is high. When Reynolds number is lower than 2100, a maximum vertical protrusion of 6mm is recommended. Correlations for the prediction of the average heat transfer coefficient of the simulated horizontal PCB assembly by adopting the lifted electronic components were proposed.

    Notes: Abstract The dependence of ion beam mixing on the incident ion energy and film thickness in the Al/Pd system are investigated through both experiment and Monte Carlo simulation based on cascade mixing. It is found that the optimum film thickness is the mean damage depth and the degree of mixing increases with increasing incident ion energy. The radiation-enhanced diffusion or thermochemical driving force is found to play an important role, even in the low-energy region (〈 40 keV).

    Notes: The change in surface composition of Co(50.4 at.%)-Ni alloy under Ar+ ion bombardment was investigated by Auger electron spectroscopy (AES) and ion scattering spectroscopy (ISS). The surface concentrations were estimated by employing a spectrum synthesis method, since the Co and Ni signals in both AES and ISS spectra overlap each other. The results based on the quantifications by AES and ISS have indicated that the composition of the Co-Ni alloy surface under Ar+ ion bombardment is the same as the bulk composition within the accuracy in quantification, leading to the conclusion that ion bombardment does not cause surface composition change in the Co-Ni alloy. This supports the proposal that the Co-Ni alloy system is an appropriate reference material for surface chemical analysis.

    Description: We report the enhancement of the minority carrier lifetime of GaInP with a lateral composition modulated (LCM) structure grown using molecular beam epitaxy (MBE). The structural and optical properties of the grown samples are studied by transmission electron microscopy and photoluminescence, which reveal the formation of vertically aligned bright and dark slabs corresponding to Ga-rich and In-rich GaInP regions, respectively, with good crystal quality. With the decrease of V/III ratio during LCM GaInP growth, it is seen that the band gap of LCM GaInP is reduced, while the PL intensity remains high and is comparable to that of bulk GaInP. We also investigate the minority carrier lifetime of LCM structures made with different flux ratios. It is found that the minority carrier lifetime of LCM GaInP is ∼37 times larger than that of bulk GaInP material, due to the spatial separation of electrons and holes by In-rich and Ga-rich regions of the LCM GaInP, respectively. We further demonstrate that the minority carrier lifetime of the grown LCM GaInP structures can easily be tuned by simply adjusting the V/III flux ratio during MBE growth, providing a simple yet powerful technique to tailor the electrical and optical properties at will. The exceptionally high carrier lifetime and the reduced band gap of LCM GaInP make them a highly attractive candidate for forming the top cell of multi-junction solar cells and can enhance their efficiency, and also make them suitable for other optoelectronics devices, such as photodetectors, where longer carrier lifetime is beneficial.
