    Notizen: We describe an arrangement for nondestructive electroluminescence measurements to characterize as-grown semiconductor optoelectronic device structures using indium–tin–oxide film coated on glass as a separate transparent electrode. The usefulness of this technique, and its applicability over a range of temperatures, are demonstrated by measurements on pieces of bare as-grown wafers of two different laser structures. © 2000 American Institute of Physics.

    Notizen: We report polarized edge- and front-emission electroluminescence studies on red-emitting vertical-cavity surface-emitting laser (VCSEL) structures. The measurements were performed nondestructively on pieces of as-grown wafers using indium–tin–oxide-coated glass electrodes. The front-emission spectra helped determine the Fabry–Pérot cavity-mode wavelength, while the edge-emission spectra were used to identify the wavelength of ground-state emission from the quantum wells (QWs) in the active region. However, measurements on edge-emitting laser (EEL) structures with a similar QW active region reveal that the peaks of the edge-emission spectra are always slightly redshifted with respect to front emission. We show that this arises due to reabsorption effects and then appropriately correct for it in the VCSELs by studying such shifts in the equivalent EELs. Thereafter, by comparing the experimental results with theoretical calculations and simulations, we estimate the composition, strain, and material quality of the QWs in the VCSEL active regions. Finally, we comment on the usefulness of comparing the two orthogonally polarized edge-emission spectra. © 2000 American Institute of Physics.

    Notizen: An InxGa1−xAs/GaAs/AlAs/AlGaAs vertical-cavity surface-emitting laser structure has been studied by conventional reflectance and photomodulated reflectance (PR) spectroscopies. Slight fluctuations in molecular beam epitaxy growth conditions led to thickness variations of 〈∼12% along the wafer radius. While this did not appreciably affect the energy of the quantum well (QW) transitions, it did give rise to a significant but smooth variation in the cavity mode energy. PR spectroscopy was used to study the interaction between the cavity mode and QW excitons, as the overlap between them was varied by probing different wafer regions. The PR signal was strongly enhanced when the cavity mode and a QW transition were in good alignment. We were able to investigate five distinct such resonances between the cavity mode and the ground-state and four other, higher-order, QW transitions. A theory has already been developed for the PR modulation of the coupled cavity and exciton modes, based on energy-dependent Seraphin coefficients. A similar but simplified model was used to fit all the PR spectra, and the resulting QW transition energies then compared with those predicted by a theoretical model which includes excitonic binding energy effects. © 2000 American Institute of Physics.

    Notizen: In this article we describe a simple fast pulse gas valve developed for use in a plasma discharge experiment. The valve delivers 1017–1019 molecules per pulse varied by changing the voltage on the electromagnetic driver power supply. Valve pulse widths are observed to be less than 300 μs full width at half maximum with a rise time of less than 100 μs resulting in a maximum gas flow rate of ∼1022 molecules per second. An optical transmission technique was used to determine the mechanical opening and closing characteristics of the valve piston. A fast ionization gauge (FIG) was used for diagnosis of the temporal character of the gas pulse while the total gas throughput was determined by measuring the change in pressure per pulse in a small test chamber with a convectron tube gauge. Calibration of the FIG was accomplished by comparing the net change in pressure in a large chamber as measured by the FIG to the net change in pressure in a small test chamber as measured by the convectron tube gauge.

    Notizen: Electrostatic waves are driven in a toroidal plasma by counterpropagating microwave beams with a difference in frequency approximately equal to the electron plasma frequency. Energetic electrons are detected when the phase velocity of the electrostatic waves are 3ve〈 vph 〈 7ve, where ve is the electron thermal velocity. Experiments are performed in the Davis Diverted Torus (DDT) [Bull. Am. Phys. Soc. 33, 2049 (1988)] operating in a high repetition rate (15 Hz), low-density (7×107–2×109 cm−3) mode with only a toroidal magnetic field (∼110 G). The microwaves are triggered 30 μsec after the pulsed discharge ends. At this time the energetic electrons have left the system and the velocity distribution is Maxwellian (Te ∼ 1 eV). The microwaves have tunable frequencies over the range 8.5–9.5 GHz, and peak powers ∼180 kW (400 nsec). Bounded plasma modes are excited when the electron cyclotron frequency is larger than the electron plasma frequency. Direct measurements of the wave vector have been made with a double probe antenna, from which the dispersion relation of the electrostatic wave can be obtained. The electron distribution is measured with an electrostatic energy analyzer. The electron velocity distribution function is found to be constant over an interval that extends well beyond the phase velocity of the wave.

    Notizen: We report photoreflectance studies on the coupling between the Fabry–Perot cavity mode (CM) and the quantum well (QW) ground-state excitonic feature in vertical-cavity surface-emitting laser structures. Changes in the symmetry of the CM-QW spectral feature occur when the angle of incidence of the probe beam is altered. Using detailed simulations, we explain how this is related to an unusual reversal of the roles of the Seraphin coefficients and QW dielectric function, in determining the line shape. Our study suggests a way to find the exciton energy, in situations where a distinct QW feature is not seen because of large broadening of the QW dielectric function combined with high reflectivity of Bragg mirrors and relatively narrow CM width. © 2001 American Institute of Physics.

    Notizen: Teleseismic tomography across the Chinese Tien Shan shows that seismic wave speeds in the lithosphere beneath central Tien Shan are high and therefore the lithosphere is not weaker than that beneath the adjacent undeformed Tarim and Junggar basins. There is evidence for significant velocity contrasts within the lithosphere that are presumably inherited from the Palaeozoic collision history. The high-velocity, thick Yili block observed underneath the northern Tien Shan is a clue for shortening by a intracontinental subduction. The observed geometry is consistent with a simple model of intracontinental subduction and suggests that, during orogeny, the lithosphere has remained heterogeneous and has deformed along existing planes of weakness rather than by homogeneous thickening of a particularly weak lithosphere.

    Notizen: The bacterial gene mtlD, which encodes mannitol 1-phosphate dehydrogenase (E. C. 1. 1. 1. 17), was transformed into Arabidopsis thaliana and expressed under control of the CaMV 35S promoter. MtlD-transformants accumulated mannitol, a sugar alcohol that is not normally found in Arabidopsis. Amounts of soluble carbohydrates, sucrose, glucose, fructose, myo-inositol and mannitol were determined in different tissues of wild-type and transgenic plants. We estimated that less than 1& of the carbon assimilated was converted into mannitol by the transgenic plants. The establishment of individual transformed lines (after self-crossing three times) resulted in high and low mannitol-producing lines which were stably maintained. The presence of mannitol did not alter plant appearance or growth habit. When MtlD-expressing seeds and control seeds (T3 generation) were imbibed with solutions containing NaCl (range 0 to 400 mol m−3), transgenic seeds containing mannitol germinated in medium supplemented with up to 400 mol m−3 NaCl, while control seeds ceased germination at 100 mol m−3 NaCl. It is doubtful whether the ability to germinate in high salt was a result of an osmotic effect exerted by elevated levels of mannitol, considering that mannitol concentrations were in the mol m−3 range in seeds. A specific effect of polyols, for example on the integrity of subcellular membranes or enzymes, cannot be excluded.
