    Notizen: Measurements of minority-carrier lifetime have been carried out on slices of n-type CdxHg1−xTe (0.2〈x〈0.3) prepared by both normal Bridgman and accelerated crucible rotation (ACRT) Bridgman techniques. Some of these crystals were deliberately doped with a high level of a single impurity. A study of aging effects has been concluded. Lifetime variations with temperature are explained using a combination of band-to-band and Shockley–Read recombination processes. Frequently, a single level 10–30 meV below the conduction-band edge was assumed, but for ACRT crystals it was necessary to postulate a second level. Attempts to identify the origin of the centers, by measurements on doped crystals, were only successful in the case of iron since it acts as a recombination center without providing conduction electrons in CdxHg1−xTe.

    Notizen: Elements from groups IB, IIIB, VB, and VIIB have been added to crystals of Hg(1−x)Cd(x)Te grown using the accelerated crucible rotation technique. Assessment on both as-grown and annealed (in Hg vapor) samples was carried out using Hall effect measurements to establish the electrical activity and stability of each dopant. Chemical analysis by atomic absorption spectroscopy and laser scan mass spectrometry determined the total levels of dopants in each crystal. The behavior of dopants in these crystals is compared to that found in Bridgman and epitaxial material and discussed in terms of the stoichiometry of melts and crystals at the growth temperature. It is concluded that group VB and VIIB elements are prevented from occupying Te sites when there is a high Hg vacancy concentration present during growth. Gold, which is inactive in Bridgman material, is found to be an active acceptor in a crystal grown using the accelerated crucible rotation technique. Group IB and IIIB elements are acceptors and donors, respectively, on metal sites irrespective of stoichiometry.

    Notizen: Abstract.— Filial cannibalism has been identified as a constraint to the intensive production of swordtails Xiphophorus helleri. The objective of this study was to quantify the effect of refuge availability and quantity, broodstock population density, and adult sex-ratio on the rate of cannibalism under culture conditions. The availability of shelter had a significant effect on the number of harvestable juveniles, while the quantity of shelter did not affect harvest size. At a constant sex-ratio of 1:1 and broodstock population densities of four, ten, and 16 fish per 300-L tank the amount of juveniles harvested was lowest at the stocking density of four fish per tank, but did not increase significantly when stocking density was raised from ten to 16 fish per tank. Rate of cannibalism was lowest at the lowest population density. At a constant stocking density of ten fish per tank and sex-ratios of 1:1, 1:4, and 4:1 (male: female), the highest number of juveniles was obtained at a social structure of two males and eight females. Rate of cannibalism was independent of sex-ratio, indicating that males and females are equally cannibalistic. These results suggest that the 300-L broodstock tanks should be stocked with a maximum of two males and between five and eight females to obtain the greatest number of harvestable juveniles per tank.

    Notizen: Abstract High minority carrier lifetimes in diffusion limited p-n photodiodes result in low dark currents and a high R0A figure of merit. Minority carrier diffusion length should be an important indicator of device performance through its link with the minority carrier lifetime. The diffusion length can be measured directly on a p-n junction device using electron beam induced current (EBIC) measurements. This paper compares diffusion lengths in epitaxially grown CdxHg1-xTe measured directly using EBIC, with those predicted from both transient and steady state lifetime measurements using Einstein's relation. In all cases, as-grown layers are vacancy-doped p-type.

    Notizen: Abstract An investigation has been carried out to determine the effect of certain parameters on the minority carrier lifetime of mercury cadmium telluride (MCT) grown by metalorganic vapor phase epitaxy (MOVPE). A model has been used to investigate the relative contributions of the recombination mechanisms, i.e., Auger 1, Auger 7 (A7) radiative and Shockley–Read (S–R) traps. The lifetime was measured from the photoconductive decay induced by a GaAs laser pulse. The parameters investigated were the As doping concentration $$(2 \times 10^{15} - 2 \times 10^{17} {\text{cm}}^{ - {\text{3}}} )$$ for x≈0.32, (ii) variation in x (0.276–0.420) for fixed doping concentration and (iii) the effect of post-growth isothermal annealing in Hg at two temperatures (220 °C and 260 °C). In the majority of cases the measured lifetime showed very good fit to the theoretical combined lifetime and for low doping $$\left( {N_{a - d} \leqslant 8 \times 10^{15} {\text{cm}}^{{\text{ - 3}}} } \right)$$ we achieved radiatively limited lifetimes with low S–R trap densities $$\left( {N_t \leqslant 9 \times 10^{10} {\text{cm}}^{{\text{ - 3}}} } \right)$$ . As the doping was increased, the fitting again was good, but the lifetime started to become A7-limited, which was consistent with the theoretical model. Nt increases as a function of Na−d with an empirical relationship, Nt = 3×10−11 N a−d 1.353 . This implies that if low p-type doping can be achieved, it will be possible to grow material with low Shockley–Read trap densities. However, Nt was independent of composition for the range studied. The annealing temperature (220 °C or 260 °C) did not have an effect on Nt. Devices made in layers grown using the growth and doping conditions established in this work have shown suppressed Auger thermal generation with low Shockley–Read trap densities and have demonstrated near radiatively limited performance.

    Notizen: Abstract R0A is an important measure of diode performance. In theory, it should be possible to predict R0 from material parameters; in particular composition, carrier concentration and lifetime. We have tested this hypothesis by making diodes in fully characterized material and comparing the measured and predicted R0. Three types of undoped epitaxial CdHgTe were used and the junctions were formed by ion beam milling. At 192 K the predicted and measured R0 values are comparable. At this temperature, diode leakage is predominantly diffusion current from the p-side of the junction and analysis of the R0 versus hole concentration data shows that Auger generation is responsible. At 77 K the situation is more complicated due to n-side leakage currents and possibly generation in the depletion layer.
