    Notizen: We consider the Bragg effect in an in-plane reflector realized with a field-tuneable superlattice. The latter is induced via an interdigitated gate on a waveguide formed by a GaAs–AlAs quantum well system. In such a system the Bragg resonance arises from the laterally periodic modulation of the quantum confined Stark effect. The reflection coefficient is shown to be voltage tuneable, and the angular and frequency dependences are analyzed theoretically. We find that acceptable values of reflection can be achieved for frequencies close to the interband resonance. Furthermore, we point out that the in-plane Bragg reflector can be used to study exciton–polariton coupling in semiconductor waveguides. © 1996 American Institute of Physics.

    Notizen: Using frequency-dependent capacitance spectroscopy, the dynamics of tunneling into arrays of self-assembled InAs quantum dots is investigated with respect to sample geometry, Coulomb interaction, and magnetic field. An equivalent resistance-capacitance circuit is derived which allows us to determine the tunneling times for each state of the dots. The different tunneling times for different many-particle states are explained by a reduced tunneling barrier and Coulomb interaction. A magnetic field applied perpendicular to the tunneling direction results in a strong suppression of the charging signal, which is attributed to enhanced localization caused by the magnetic field. Calculations for three-dimensional to zero-dimensional magnetotunneling can account for the experimental data. © 1999 American Institute of Physics.

    Notizen: With spatially resolved photoluminescence experiments we demonstrate voltage-controlled trapping of excitons in a submicron scale lateral potential superlattice imposed on a semiconductor quantum well. The potential modulation is achieved by two interdigitated field-effect electrodes on top of the sample surface. Both parallel and vertical electric field components strongly modify the optical properties of the quantum well. We show that the lateral modulation of the strength of the quantum confined Stark effect results in an effective lateral exciton potential that can be probed by spatially resolved measurements of the excitonic luminescence. We demonstrate that excitons may be confined to the regions of strongest vertical fields, in which the effective exciton energy is lowest. Spatial resolution of the observed photoluminescence signal allows for a qualitative understanding of the exciton transport and trapping process. © 1998 American Institute of Physics.

    Notizen: Abstract The energy splitting of fundamental localized transverse optical (TO1) phonon modes in GaAs/AlAs superlattices and quantum wires grown by molecular-beam epitaxy on a faceted (311)A GaAs surface is observed by Raman spectroscopy. The form of the Raman scattering tensor makes it possible to observe the TOx and TOy modes separately, using different scattering geometries the y and x axes are the directions of displacement of the atoms and are directed parallel and transverse to the facets on the (311)A surface). Enhancement of the splitting of the TO1x and TO1y modes is observed as the average thickness of the GaAs layers is decreased from 21 to 8.5 Å. The splitting is probably due to the effect of the corrugation of the GaAs/AlAs (311)A hetero-interface on the properties of localized phonon modes.

    Notizen: abstract The frequencies and intensities of absorption lines of a “hole + Nelectrons” complex in a magnetic field are found. The motion of all particles is assumed to be two-dimensional, and the electron and hole quantum wells are assumed to be spatially separated. It is shown how Kohn’s theorem can be extended to the case of a system with a finite total mass. The energy of a N-electron complex in a quantum ring oscillates as a function of the magnetic flux with a period that depends on N and the ratio of the masses.

    Notizen: Abstract The ground state of a spatially indirect exciton in type-II quantum dots with a short-range potential acquires nonzero angular momentum in the presence of a magnetic field oriented perpendicular to the plane of the system. The critical magnetic field of the transition to a ground state with nonzero angular momentum depends on the radius of the quantum dot. Such a transition can be observed as quenching of luminescence by a magnetic field in quantum dots of the GaSb/GaAs system, for example.

    Notizen: Abstract Microscopic mechanisms of inelastic light scattering in an interacting electron plasma in semiconductor heterostructures are considered. In the dipole limit, the cross section consists of two main contributions: the first is related to a disorder-induced mechanism and the second arises from the Coulomb interaction. The spectra of disorder-induced light scattering are described in terms of correlation functions of a random potential. The spectrum induced by the Coulomb interaction arises from two-quasiparticle excitations. The mechanisms which are studied in this paper result in the appearance of large wave vector excitations in the spectra of resonant light scattering. These results can be used to model the experimentally observed appearance of the roton density of states in light scattering spectra in the integer quantum Hall regime of a two-dimensional system. Furthermore, we show that the lineshape of spectra strongly depends on the character of disorder and, in particular, on the spatial positions of impurities with respect to a quantum well.

    Notizen: Abstract The plasmon spectrum and the absorption of an electromagnetic wave in an electronic two-dimensional plasma with strongly modulated density are studied. The appearance of additional plasmon modes in a system of electronic wires and islands with weak current coupling is described in a model of an electronic system covered with metallic gates. Such plasmon modes appear in the low-frequency region of the spectrum, as compared with the conventional plasma oscillations, and have recently been observed experimentally in paired wires.

    Notizen: Abstract Nonlinear interaction of an intense surface acoustic wave (SAW) with a 2D electron-hole plasma generated by light in a semiconductor quantum well near a piezoelectric crystal is investigated. It is shown that, in a strongly nonlinear regime, the acoustoelectric interaction is enhanced because of the accumulation of carriers in the field of an intense SAW. In addition, in a strongly nonlinear regime, the dissipation of the acoustic wave energy increases and the sound velocity decreases. These dependences fundamentally differ from those observed in a unipolar plasma. For high sound intensities, analytical results are obtained.
