Reconstruction of traveling waves in semi-insulating GaAs

Abstract

We report on a new method of imaging dynamical transport structures in semiconductors. This method is based upon scanning electron microscopy and the electron-beam-induced change in the electric conductivity. This effect is - for dynamical structures -not only a function of space, but also a function of time. By a double-correlation measurement, we can reconstruct the spatiotemporal behavior of the transport structure. Results are presented, concerning traveling waves in semi-insulating GaAs at room temperature.
