Die Temperaturabhängigkeit des BandabstandesE g (T) von eigenleitendem Silizium wird mit Hilfe der Debyeschen Theorie der spezifischen Wärme berechnet. Das klassische Vorgehen, Silizium nur mittels seiner Debye-Temperatur von 645 K zu kennzeichnen, führt jedoch zu einerE g (T)-Kurve, welche erheblich von den veröffentlichten Meßwerten abweicht.
Die entscheidenden Verbesserungen werden dadurch erreicht, daß der Bandabstand durch eine von Y. P. Varshni vorgeschlagene Gleichung beschrieben und aus Meßwerten der spezifischen Wärme berechnet wird. Die derart berechneteE g (T)-Kurve stimmt mit Meßwerten von Macfarlane u. Mit. sowie Bludau u. Mit. sehr gut überein und wird zwischen 200 K und 600 K durch folgende Varshni-Gleichung beschrieben:E g (T)/eV=1,1701−8,45·10−4 (T/K)2/(T/K+1390), bzw. mit deren linearer Näherung (200<T<400 K)E g (T)/eV=1,207−2,73·10−4·T/K und dem Bezugswert 1,1251 eV bei 300 K.

The temperature dependence of the band-gap energyE g (T) of intrinsic silicon is calculated using the Debye theory of specific heat. In a first attempt, characterizing silicon in a classical manner by the Debye temperature (645 K) only, the computedE g (T)-curve differs markedly from published measurements.
Decisive improvements are obtained by describing the band-gap energy by the simple equationE g (T)=E g (o)−αT 2 /(T+β) proposed by Y. P. Varshni and calculatingE g (T) from measurements of the specific heat. A computed curve ofE g (T) fits very well measured data of Macfarlane et al. and Bludau et al. It is described between 200 K and 600 K by the following expression (in eV):E g (T)=1,1701−8.45·10−4·T 2 /(T+1390) respectively by its linear approximation (200 K<T<400 K)E g (T)=1.207−2,73·10−4·T with the reference value of 1,1251 eV at 300 K.
