    Description: The edge technique is a new and powerful method for measuring small frequency shifts such as the Doppler shift of an atmospheric backscattered signal from a pulsed laser. The edge technique can be used for high spatial resolution, high accuracy ground and airborne wind measurements as well as high accuracy spaceborne wind measurements. We have recently made our first ground based wind measurements. These have a spatial resolution of 15 m and an accuracy of 25 cm/s and these measurements are presented in this paper. This is a unique capability and provides valuable information for studies of turbulent processes in the lower atmosphere. It could also be used for high sensitivity detection of wind shear and microbursts in the vicinity of airports. In addition, global wind measurements can be made with the edge technique from space with an accuracy of 1 m/s and a vertical resolution as high as 150 m in the boundary layer and 1 km through the troposphere. Such a system could make eyesafe wind measurements using well developed diode pumped solid state laser technology at 1.06 micron. Multi-pulse averaging would provide a spatially representative wind measurement.

    Description: The edge technique utilizes the edge of a high spectral resolution filter for high accuracy wind measurement using direct detection lidar. The signal is split between an edge filter channel and a broadband energy monitor channel. The energy monitor channel is used for signal normalization. The edge measurement is made as a differential frequency measurement between the outgoing laser signal and the atmospheric backscattered return for each pulse. As a result, the measurement is insensitive to laser and edge filter frequency jitter and drift at a level less than a few parts in 10(exp 10). We will discuss the methodology of the technique in detail, present a broad range of simulation results, and provide preprints of a journal article currently in press.

    Description: Deep level transient spectroscopy reveals that the main electron traps for one-MeV electron irradiated GaAs cells are E9c)-0.31, E(c)-0.90 eV, and the main hole trap is due to the level. Electron trap density was found to vary from 3/tens-trillion ccm for 2/one quadrillion cm 3/3.7 quadrillion cm for 21 sextillion cm electron fluence for electron fluence; a similar result was also obtained for the hole trap density. As for the grown-in defects in the Al(x)Ga(1-x)As p-n junciton cells, only two electron traps with energies of E(c)-0.20 and E(c)-0.34 eV were observed in samples with x = 0.17, and none was found for x 0.05. Auger analysis on the Al(x)Ga(1-x) As window layer of the GaAs solar cell showed a large amount of oxygen and carbon contaminants near the surface of the AlGaAs epilayer. Thermal annealing experiment performed at 250 C for up to 100 min. showed a reduction in the density of both electron traps.

    Description: Barrier height enhancement of an InP-based p(+)n-Ga(0.47)In(0.53)As Schottky diode grown by MBE has been demonstrated for infra-red photodetector applications. A barrier height of 0.35 eV for n-Ga(0.47)In(0.53)As Schottky barrier diodes, was increased to the effective barrier height of 0.55 eV, with a p(+)-Ga(0.47)In(0.53)As surface layer of 30 nm thick. The results show a reverse leakage current density of 0.0015 A/sq cm and a junction capacitance of 0.3 pF, which are comparable to those of p-Ga(0.47)In(0.53)As Schottky-barrier diodes at a reverse bias voltage of 5 V.

    Description: Single junction GaAs solar cells have already attained an efficiency of 19% AMO which could potentially be increased to approx 20%, with some optimization. To achieve the higher efficiency the concept of multibandgap solar cells which utilizes a wider region of the solar spectrum should be sed. One of the materials for fabricating the top cell in a multibandgap solar cell is AlGaAs because it is compatible with GaAs in bandgap and lattice match. This is a very important consideration from the materials technology point of view, and the viability of this approach is evaluated.

    Description: The emerging digital audio and video compression technology brings both an opportunity and a new challenge to IC design. The pervasive application of compression technology to consumer electronics will require high volume, low cost IC's and fast time to market of the prototypes and production units. At the same time, the algorithms used in the compression technology result in complex VLSI IC's. The conflicting challenges of algorithm complexity, low cost, and fast time to market have an impact on device architecture and design methodology. The work presented in this paper is about the design of a dedicated, high precision, Motion Picture Expert Group (MPEG) audio decoder.
