    Description / Table of Contents: Zusammenfassung Das Potential in einer dünnen Schicht wird durch drei eindimensionale Stufenpotentiale angenähert. Für diese Modellpotentiale lassen sich die Elektronenenergien exakt berechnen und im Rahmen der komplexen Bandstruktur darstellen. Neben Oberflächenzuständen findet man, daß die Anzahl der Eigenwerte in einem Band vom Potential abhängig ist. Die unrealistische Potentialstruktur ν(x)+ ν(y)+ const im Vakuum führt bei geeigneter Wahl der Potentialparameter zu vernachlässigbaren Energiekorrekturen. Im Unterschied zum unendlich ausgedehnten Kristall treten in der Zustandsdichte Sprünge auf, deren Höhen umgekehrt proportional zur Schichtdicke und weiter in einem einfachen Modell dem Verhältnis der effektiven Masse zur Elektronenmasse proportional sind. Oberflächenzustände führen schon in der Einelektronennäherung nicht notwendig zu einer Beladung der Schichtoberflächen.
    Notes: Abstract For a simple model potential bandstructure, density of states and electronic charge density of a thin film are calculated in the one-electron approximation. The film consists of eight layers of atoms which, however, are assumed to be sufficiently large to use periodic boundary conditions in two dimensions.

    Notes: Abstract Starting from a definition of the work function in terms of total energies of the electron system it is shown that this work function can be obtained from the single-particle Schrödinger equations in the density-functional formalism in the way suggested by the Sommerfeld model. It is also shown that the change of the equilibrium ion positions accompanying the ionization of the crystal has no influence on the work function. A comparison is made with Koopmans' theorem. The use of several potentials for computations of the work function is critically investigated.

    Notes: Abstract Ga x In1−x As y P1−y alloys lattice matched to InP substrates are currently used to fabricate optoelectronic and integrated optics devices. To achieve devices with high performances and high fabrication yield, the uniformity and reproducibility of the Ga x In1−x As y P1−y epitaxial layers (composition, thickness, doping, etc.) have become key parameters. These problems have been addressed in the frame of ESPRIT project 2518 and are presented in this paper. Several aspects have been considered starting from the optimization of InP substrates, the MOVPE growth of uniform GalnAsP layers, the material characterization to the validation of material uniformity on passive optical waveguides. Both scanning photoluminescence analysis and waveguide losses measurements performed on 2 inch wafers with a high lateral resolution have shown that high quality uniform GalnAsP layers can be obtained reproducibly on 2″ InP substrates using a commercially available LP-MOCVD growth process. In particular, more than 60% of 36 mm long, 3μm wide and 100μm spaced rib waveguides exhibit losses below 0.8dBcm−1.
