    Notizen: Inverse gas chromatography (IGC) has been used to investigate thermodynamic miscibility of a molten poly(ethylene oxide) (PEO)/poly(methyl methacrylate) (PMMA) blend. Toluene, benzene, and chloroform have been employed as probes in pure and mixed stationary phases of these polymers. Experimental measurements have been taken over a narrow range of temperatures because of the high PMMA glass transition temperature as well as the degradation of the PEO. The interaction parameter χ23 determined at 150°C is slightly negative and dependent on the interacting probe, as has been also noted in previous chromatographic studies on polymer-polymer miscibility. The last section is devoted to a model calculation, using Flory's equation of state theory. Different χ23-concentration curves have been simulated, with the interaction energy parameter X23 as an adjustable parameter.

    Notizen: Mathematical models have been developed for the design of bubble column slurry reactors, wherein the solids take part in the reaction and follow the shrinking core model. The cases of liquid film control, ash diffusion control, and chemical reaction control have been analyzed. Experiments were performed in a 22.2 mm i.d. continuous cocurrent bubble column slurry reactor for the removal of pyritic sulfur by oxidation from aqueous slurries of Upper Freeport, Lower Freeport, Kentucky No. 9, and Pittsburgh seam coals, in the temperature range of 430-480°K at 6.8 MPa total pressure. The theoretical predictions are found to be in good agreement with experimental results.

    Notizen: Chemical composition effects upon polymer electron energy absorption and radiation chemistry have been identified to develop resist design criteria. By use of Bethe's theory for electron scattering in solids, chemical incorporation of higher atomic-numbered substituents is predicted to decrease energy absorption and increase scattering. Incorporation of chlorine or fluorine into vinyl polymers at the possible substituent sites is empirically found to have a large effect upon radiation G (scission) and G (crosslink) values. G (scission) values determined for several copolymers over a large range of compositions are found to vary linearly with composition. In contrast, G (crosslink) values are found to be generally less than those predicted from a linear extrapolation between the homopolymer values. Electron beam resist behavior is found to correlate well with the Gs/Gx ratio.

    Notizen: A method is described to modify profiles of resist patterns in novolac and diazo-oxide containing systems. After patterning of the resist, two successive uniform flood exposures are given, one with deep UV (254 nm) at water-free conditions and the next with near UV (λ 〉 300 nm) at normal atmospheric conditions. The profile which results after development is vertical, concave or overhanging depending on flood exposure conditions and development processing. As the method includes a flood near UV exposure at atmospheric conditions the imagewise exposure energy can be reduced to approximately 35 percent of the normal value. Furthermore it gives also the possibility of using the resist as a deep UV resist. Another important implication is that standing wave effects are completely eliminated.

    Notizen: A commercial polyarylate (PAr), a copolyester of Bisphenol-A with 50 percent terephthalate-50 percent isophthalate, has been characterized by means of a combination of gel permeation chromatography and viscometry. It has been studied as first component of a series of polymer blends. The presence of either one glass transition temperature (Tg) or two has been used as a criterion to determine the miscibility of each blend. In some cases, the possible incidence of transesterification reactions has been considered.

    Notizen: A model of the manufacture of rigid polyurethane foams by free rising is presented. The extent of cream and rise periods as well as the amount of blowing agent necessary to give the desired foam density are theoretically predicted. The rate of blowing agent evaporation is calculated from an experimental boiling temperature vs. composition curve. Experimental runs were carried out with a formulation consisting of a polymeric isocyanate, a polyether polyol based on sorbitol, a silicone-polyol block-copolymer as surfactant, dibutyltin dilaurate as catalyst, and trichlorofluoromethane as blowing agent. Mixing was performed in situ in the mold using a commercial foaming machine. Experimental results gave a satisfactory agreement with model predictions. A diagram containing all the relevant information may be theoretically built and used for the selection of adequate operating parameters for a given formulation.

    Notizen: The conservation equations of momentum, energy, and mass are numerically solved for the flow of thermosets through the nozzle of an injection molding machine. The following working hypotheses are stated: perfect mixing of reactants, validity of the lubrication approximation, steady state (based on previous results for thermoplastic materials), negligible diffusional mass transfer, adiabatic boundary condition, and wall slip. Numerical results for a particular case-show that the value of the slip friction coefficient is very important for defining the process feasibility. The apparent viscosity of the material is also relevant to the process. Materials of low viscosity gel at the wall of the nozzle inlet section; high viscosity materials may gel at the outlet section, requiring great pressure gradients and showing high wall temperatures at the exit. These high temperatures may cause degradation or undesirable side reactions.

    Notizen: PCS(poly-4-chlorostyrene) has previously been evaluated as a negative e-beam resist, but although the sensitivity was good [2 to 5μC/square centimeter (cm2)], the contrast (γ) was poor (1.1 to 1.5). Recent experiments have shown that contrast is not only a function of molecular weight distribution (MWD), but can also be affected by polymerization conditios. Among these are: branching, head to head linkages, and oxygen in backbone. PCS was prepared via thermal free radical solution polymerization, and then fractionated by differential solvation techniques. Reactions occurring during polymerization and crosslink formation on irradiation will be discussed. For molecular weights of 700 and 300K respectively (same MWD), the sensitivity was 2 and 5μC/cm2, while the contrast (γ) was 3.5 for both. This is the highest reported contrast for a polymeric negative resist. The resist can then be UV hardened after development, and will not flow at 200°C. The RIE etch rate is ∼1/2 that of PMMA in various plasmas.

    Notizen: Linear polymers of silicone gums (polysiloxanes) have many attributes that make them attractive for lithographic applications, such as oxidative and thermal stability, good adhesion properties, solubility in common solvents, and resistance to etching in an oxygen plasma. When polysiloxanes are used as the top imaging layer (∼2000Å) in a two-layer resist system, the developed negative siloxane images act as a high resolution etch mask for the oxygen plasma etching of the bottom planarizing polymer layer. Commercially available polysiloxanes have been evaluated for their deep UV sensitivity at 2537Å, and have been found to have very high resolution capabilities (∼0.5μ) and high contrast (γ = 4). The negative images do not swell in the developer, and the line width is therefore independent of development time. The combination of high resolution, sensitivity, and ease of processing make this a simple multilayer system for deep UV and e-beam applications.

    Notizen: The influence of several process parameters on the curing of multipurpose unsaturated polyesters with styrene, in heated molds, is discussed. The polymerization kinetics was studied in a quasi-adiabatic reactor taking into account corrections for heat losses. The following expression resulted: dx/dt = k′[I](1 - x)3 exp(-16.6/RT), where x is the conversion of unsaturated bonds and [I] is the initial initiator concentration (benzoyl peroxide); cobalt octoate was used as an accelerator. Specimens were cured in two kinds of heated molds (one jacketed and the other electrically heated), and temperature profiles recorded. The temperature increase at the midplane showed a maximum when plotted as a function of the reaction rate (Arrhenius preexponential factor), in agreement with previous theoretical predictions. The temperature increase was enhanced for a thermally initiated reaction.
