The controlled valency semiconduction in the spinel system \documentclass{article}\pagestyle{empty}\begin{document}${\rm Zn}({\rm Zn}_{\rm x} \mathop {\rm V}\limits^{ + 3} _{2 - 2{\rm x}} \mathop {\rm V}\limits^{ + 4} _{\rm x}){\rm O}_4 (0 \le {\rm x} \le 0.50)$\end{document} is due to the controlled variation of the ratio V3+/V4+ at octahedral sites. The low temperature phase which is present according to X-ray patterns above x = 0.18 with an ordered cation distribution at the octahedral sites shows a higher specific electrical resistivity than the high temperature phase which is characterized by a random cation distribution. The activation energies, too, differ in the range x 〉 0.15. The whole region of solid solutions shows p-type conductivity. The thermo-EMF has a weak temperature dependence for x 〉 0.03. The IR spectra of both phases are identical in the range between 1000 and 200 cm-1.

Im Spinellsystem \documentclass{article}\pagestyle{empty}\begin{document}${\rm Zn}({\rm Zn}_{\rm x} \mathop {\rm V}\limits^{ + 3} _{2 - 2{\rm x}} \mathop {\rm V}\limits^{ + 4} _{\rm x}){\rm O}_4 (0 \le {\rm x} \le 0,50)$\end{document} führt die definierte Änderung des V3+/V4+-Verhältnisses auf den Oktaederplätzen zu kontrollierter Valenzhalbleitung. Die oberhalb x = 0,18 röntgenographisch beobachtete Tieftemperaturphase mit geordneter Verteilung der Ionen auf den Oktaederplätzen hat einen höheren spezifischen Widerstand als die ungeordnete Hochtemperaturphase. Einen voneinander abweichenden Verlauf zeigen auch die Aktivierungsenergien für die Hoch- und Tieftemperaturphase im Bereich x 〉 0,15. Im gesamten Mischkristall-System liegt p-Leitung vor, für x 〉 0,03 ist die gemessene Thermokraft schwach temperaturabhängig. Die IR-Spektren der beiden Phasen unterscheiden sich in Anzahl und Lage der Banden zwischen 1000 und 200 cm-1 nicht voneinander.
