Notizen: We designed and constructed a new x-ray diffractometer under grazing incidence condition. This diffractometer is mainly composed of two goniometers; (1) a goniometer for grazing incidence angle control and (2) a goniometer for a sample rotation. The axes of the goniometers are orthogonal to each other. Furthermore, a detector moves parallel and vertical to the sample surface. Therefore, lattice constants of vertical and parallel components can be identified. We will describe components and accuracy of our designed diffractometer for grazing incidence x-ray diffraction and show applications for TiSi2 (several 10 nm thickness) and GaAs (20 monolayer) on Si. © 1995 American Institute of Physics.

Notizen: The effects of plasma surface treatment, using N2O gas, of Ba0.5Sr0.5TiO3 (BST) film on the leakage current characteristic of a Pt/BST/Pt capacitor were investigated. As a result of exposure of BST film to the plasma, the leakage current density of the BST capacitor decreased by two orders of magnitude in the high voltage region, and higher onset voltage of an abrupt increase in leakage current was observed. The improvement of leakage properties of BST films can be attributed to the elimination of the bulged curve in the leakage current characteristics. Thermal desorption spectroscopy showed that the elimination was closely related to the reduction of carbon content in the BST film. © 1997 American Institute of Physics.

Notizen: Pulsed-force-mode atomic force microscopy (PFM-AFM) using a cantilever with a Si3N4 tip was applied to map charge distribution on a sample surface in water. In order to confirm the applicability of the present PFM, we prepared a patterned sample by vapor deposition of Al on a quartz plate covered with silica beads, followed by oxidation of Al with O2 and removal of the beads with ultrasonication. The two different areas of Al2O3 and SiO2 had different isoelectric points and bore positive and negative charge, respectively, at pH 8.6. The lateral resolution of the present method was found to be ca. 30 nm. © 1997 American Institute of Physics.

Notizen: Electrical conduction mechanisms for Pt/(Ba0.5Sr0.5)TiO3 (BST)/Pt, IrO2/BST/IrO2, and Pt/BST/IrO2 capacitors were studied. The Pt/BST/Pt capacitor shows a Schottky emission behavior with interface potential barrier heights of about 1.5–1.6 eV. The barrier height is largely determined by the surface electron trap states of the BST. The IrO2/BST interface shows an ohmic contact nature due to the elimination of the surface trap states as the result of the formation of strong chemical bonds between the IrO2 and BST which results in the Poole–Frenkel emission conduction mechanism. Pt/BST/IrO2 capacitor shows Schottky emission behavior and a positive temperature coefficient of resistivity (PTCR) effect depending on the bias polarity. The electron trap states at the Pt/BST interface and the positive space charges within the carrier depletion layer result in the PTCR effect. © 1998 American Institute of Physics.

Notizen: We succeeded with an in situ observation of the epitaxial microcrystal produced in thermally grown oxide on Si(100) by applying the grazing incidence diffraction of a synchrotron x ray. Oxidation was at 900 °C for 8 h in an environment of oxygen diluted with nitrogen, producing thermal oxides that were 122 Å thick. During oxidation, we observed the diffraction peak corresponding to the epitaxial microcrystal, even in 23-Å-thick oxide. The peak intensity increased as the oxidation proceeded but decreased by about 2/3 after cooling at the end of the oxidation. The lattice constant of the c axis of the microcrystal changed from 10.4 Å for 23-Å-thick oxide to 11.7 Å for oxides thicker than 45 Å. © 1999 American Institute of Physics.

Notizen: A (Ba0.5,Sr0.5)TiO3 (BST) thin film was deposited on IrO2 thin-film electrode by a rf magnetron sputtering method. Top Pt electrode was deposited on the BST film to make a planar structured capacitor. The BST thin film showed paraelectric behavior at room temperature. A positive temperature coefficient of resistivity (PTCR) effect was observed when the conduction electrons were injected from the IrO2 electrode to BST, while Schottky emission behavior was observed when they were injected from the Pt electrode to BST. The electrical double layer formed at the Pt/BST interface results in the PTCR effect. A model that can explain the asymmetrical conduction behavior with respect to the bias polarity is suggested based on the energy band configurations at the interfaces with the electrodes. © 1997 American Institute of Physics.

Notizen: The locally ordered structure for poly(ethylene terephthalate) in the glassy state, quenched from the melt, has been investigated by two-dimensional solid-state 13C spin diffusion nuclear magnetic resonance spectroscopy. The orientational correlation is found to be successfully examined for different mixing times, which correspond to 13C spin diffusion times, through the 13C spin diffusion for carbonyl carbon 13C-labeled poly(ethylene terephthalate). For mixing times shorter than 0.8 s, the broadening of the diagonal peak occurs and its intensity decreases in the region from σ11 to σ22 with increasing mixing time. From a comparison with the simulated spectrum, it is suggested that such changes are due to the existence of the well ordered region even in the glassy state. For mixing times longer than 0.4 s, the intensities of the off-diagonal peaks are also found to increase with increasing mixing time. Detailed analyses of the off-diagonal peaks suggest that there is a stacked component for mixing times of around 1 s, in which the planes composed of the phenylene ring and two adjacent carbonyl groups are stacked with each other. The spectra for mixing times over 3.2 s, which reach the quasiequilibrium state, are in good accord with the spectrum simulated by assuming no long-range orientational correlation. From the calculation of the 13C spin diffusion rate, the radius of the region having the orientational correlation is estimated to be 0.5–1.4 nm. © 1998 American Institute of Physics.

Notizen: The molecular characteristics and the chain stiffness were investigated for fractionated samples of cellulose diacetate (CDA, degree of substitution DS = 2.40) in N, N-dimethylacetamide (DMAc) through the partial specific volume, the viscometric, the sedimentation velocity, and the sedimentation equilibrium measurements at 30 °C. It was found that CDA dispersed molecularly in DMAc under the external field such as in the viscometric and the sedimentation experiments. The molecular weight dependence of the intrinsic viscosity [η] and the sedimentation coefficient at infinite dilution s0 of the single CDA molecule were expressed by the relation [η] = 1.10×10−2Mw〈sup ARRANGE="STAGGER"〉0.85 (cm3 g−1) and s0=2.25×10−14Mw〈sup ARRANGE="STAGGER"〉0.20 (s), which exhibit the stiff, or semiflexible chain nature. The semiflexible chain parameters were evaluated by the Yamakawa–Fujii (YF) theory of the unperturbed wormlike cylinder model, first via a combination of the viscosity and the partial specific volume data (method A) and second via a combination of the sedimentation and the partial specific volume data (method B). Method A gave the chain parameters that q = 8.0 nm, ML = 523 nm−1, and d = 0.89 nm, whereas method B gave q = 48 nm, ML = 560 nm−1, and d = 0.93 nm. Here q is the persistence length, ML is the molecular weight per unit contour length, and d is the chain diameter of the wormlike cylinder model. Methods A and B deduce, independent of the method, the definite ML and d values, which are very consistent with the ordinary reported values. However, q estimated by the two methods differs by about six times the other. This fact suggests that the CDA molecule in the ultracentrifugal field has a conformation different from that in the viscometric shear field: The CDA chain may be highly stiff in the ultracentrifuge because of the situation that the adjacent glucose residues are stuck in a rigid conformation by the double stapled hydrogen bonds between the intramolecular hydroxyls and oxygens. © 1998 American Institute of Physics.

Notizen: The electrical conduction properties of rf sputter-deposited (Ba, Sr)TiO3 (BST) films on Pt and IrO2 electrodes and metalorganic chemical vapor deposited (MOCVD) BST films on a Pt electrode were investigated and a new energy band model that satisfactorily explains the observed leakage current characteristics and film thickness dependent dielectric properties is proposed. The BST and Pt junction constituted a blocking contact with interface potential barrier heights of 1.6–1.7 eV and 1.2 eV for the sputtered and MOCVD films, respectively. Schottky emission behavior was observed at measurement temperatures higher than 120 °C and tunneling related conduction behavior appeared below that temperature for a film thickness of 40 nm. A partial depletion model with a very thin (about 1 nm) layer devoid of space charge at the interface with the Pt electrode is proposed to explain the V1/2 dependent variation of ln(Jo) as well as the decreasing dielectric constant with decreasing film thickness. © 1999 American Institute of Physics.
