Contents Transient heating and cooling of the pulse-operated thyristor are investigated theoretically. The mathematical treatment requires the solution of Fourier's differential equation for the instationary heat flow, applied to a multi-layer body with internal heat-source (silicon wafer) and heat transfer at the surface. A simplified thyristor geometry is adopted for reducing the calculation of the temperature to one coordinate. The method of computing the instationary temperature distribution is described in detail. Some numerical rcsults conclude the report.

Übersicht Aufheizungs-und Abkühlungsvorgänge, die im Thyristor bei Pulsbetrieb auftreten, werden theoretisch untersucht. Die mathematische Behandlung verlangt die Lösung der Fourier-Differentialgleichung für die instationäre Wärmeströmung, angewendet auf einen Mehrschicht-Körper mit Wärmequelle (Siliziumscheibe) und Kühlung an den Endflächen. Dabei wird eine vereinfachte Thyristor-Geometrie zugrunde gelegt, um die Berechnung der Temperaturverteilung auf eine einzige Koordinate zu beschränken. Das Verfahren zur Ermittlung des Temperaturverlaufs nach Zeit und Ort wird erläutert. Abschließend werden die Ergebnissc einiger numerischer Rechnungen mitgeteilt.
