    Notes: This report investigates the advantages of high-k materials as gate dielectrics for highpower SiC trench MOSFET devices, by means of TCAD simulation. The study makes acomparison between the breakdown characteristics of gate dielectrics comprising SiO2, HfO2 andTiO2. I-V and Transfer functions show forward characteristics with on-state resistivity of8.27 m*⋅cm2, 8.65 m*⋅cm2, 15.8 m*⋅cm2 for the respective devices, at a gate voltage of 20 V. Thethreshold voltage is 10 V for all devices. The blocking voltage for the HfO2 and TiO2 is increasedfrom 1800 V (for the SiO2 device) to 2200 V. With a peak electric field of 12 MV/cm through theoxide of the SiO2 device is reduced to 3.2 MV/cm for the HfO2 and 2.3 MV/cm for the TiO2devices

    Notes: In this paper a novel approach to the design and fabrication of a high temperature inverter modulefor hybrid electrical vehicles is presented. Firstly, SiC power electronic devices are considered in place of theconventional Si devices. Use of SiC raises the maximum practical operating junction temperature to well over200◦C, giving much greater thermal headroom between the chips and the coolant. In the first fabrication, aSiC Schottky barrier diode (SBD) replaces the Si pin diode and is paired with a Si-IGBT. Secondly, doublesidedcooling is employed, in which the semiconductor chips are sandwiched between two substrate tiles. Thetiles provide electrical connections to the top and the bottom of the chips, thus replacing the conventional wirebonded interconnect. Each tile assembly supports two IGBTs and two SBDs in a half-bridge configuration. Bothsides of the assembly are cooled directly using a high-performance liquid impingement system. Specific featuresof the design ensure that thermo-mechanical stresses are controlled so as to achieve long thermal cyclinglife. A prototype 10 kW inverter module is described incorporating three half-bridge sandwich assemblies, gatedrives, dc-link capacitance and two heat-exchangers. This achieves a volumetric power density of 30W/cm3

    Notes: Although Silicon Carbide has become the material of choice for high power applicationsin a range of extreme environments, the interest in creating active chemical sensors requires thedevelopment of transistors for additional control circuits to operate in these environments. Despitethe recent advances in the quality of oxide layers on SiC, the mobility of inversion layers is still lowand this will affect the maximum frequency of the operation for these devices. We presentsimulation results which indicate that a delta channel, in both n-channel and p-channel structures, issuitable for transistors used with these low level signals. By varying the doping levels of the devicewe have shown that the optimum delta doping for this application is 1.43x1019 cm-3 for both n and pchannel devices. We then show the effects of high temperatures on the delta FET devices and makecomparisons with standard SiC MOSFET devices

    Notes: Abstract Simultaneous observations of the slow solar wind off the southeast limb of the Sun were made in May 1999 using optical measurements from the C2 and C3 LASCO coronagraphs on board the SOHO spacecraft and radio-scattering measurements from the MERLIN and EISCAT facilities. The observations show the slow solar wind accelerating outwards from 4.5 solar radii (R), reaching a final velocity of 200–300 km s-1 by 25–30 R. The acceleration profile indicated by these results is more gentle than the average profile seen in earlier LASCO observations of larger scale features, but is within the variation seen in these studies.

    Notes:   The central question addressed in this paper is ‘Why have organizational strategies emerged in the public sector?’ Two broad answers are suggested. First, ‘strategies’ profile the organization through identifying aims, outputs and outcomes. Public services must, now, provide such transparency in order to secure on-going funding from government bodies. Once ‘strategies’ are being produced, they also offer an organizational vision that potential additional funding agencies can buy into (with both commitment and money). And public services are short of resources. Second, ‘strategies’ signal greater devolved responsibility in the public sector for both acquiring resources and achieving results. They enable the inclusion of managerial priorities and values in setting the direction of public services. And politicians desire more control over the professionals that dominate public services whilst, simultaneously, wanting to make them more responsible for outcomes. This article explores the growth of strategic planning in a particular area of the public sector – the national parks. Strategies as ‘dormant documents’ and strategies as ‘funding pitches’ are discussed. It is suggested that, in the public sector, strategies should be the object of strategy.
