    Notes: An X-ray multiple diffraction technique has been used to investigate the effect on the lattice of single-crystal germanium of the introduction of arsenic at a concentration of approximately 1020 atoms cm−3. Two samples, of similar resistivity, have been examined: one in which arsenic was introduced via the melt during Czochralski growth, and one into which arsenic was diffused after growth. X-ray fluorescence spectroscopy revealed that the latter had an arsenic concentration two or three times that of the `alloy'. The lattice parameter at 25 °C of the Ge–As alloy was found to be 5.65795 Å, that of the As-diffused Ge, 5.65820 Å, compared with 5.65750 Å as determined for pure Ge, the experimental errors being ±0.00003 Å. The As-diffused sample was also found to exhibit a considerably higher degree of inhomogeneous strain than the alloy. A brief discussion is given of the possible correlations between arsenic concentration and the observed expansion and strain content of the germanium lattice.

    Notes: Multiple diffraction using parallel-beam synchrotron X-radiation is described. Data recorded on the Daresbury Synchrotron Radiation Source from a single-crystal of InSb are presented and compared with data recorded with the pseudo-Kossel technique. The wide-beam synchrotron technique has demonstrated for the first time the feasibility of the synchrotron radiation multiple-diffraction topographic technique. Potential applications for this technique in the characterization of low-dimensional structures are outlined.

    Notes: A derivation of the geometrical distribution of multiply diffracted X-ray beams in single crystals is presented. Included is a brief survey of the geometrical and analytical methods, with some new concepts and constructions, which are useful in the interpretation and prediction of X-ray multiple diffraction phenomena. Applications include the analysis of Kossel patterns, calculation of angles of diffraction, and precision determination of lattice parameters and wavelengths, for which appropriate formulae and procedures are given.

    Notes: The use of X-ray diffraction topography to identify domains of different polytype in crystals of silicon carbide has been described in a previous paper. Further methods have been developed and applied to the analysis of thin films deposited epitaxically from the vapour phase onto basal surfaces of crystals of hexagonal α-SiC. The epitaxic films consist either of α-SiC, or of the cubic form β-SiC, with multiple twinning about the axis normal to the surface. The fine scale texture of interlocking twin domains is readily demonstrated in X-ray diffraction topographs.

    Notes: Investigations by X-ray multiple diffraction have revealed a departure from cubic symmetry in the growth surfaces of yttrium iron garnet single crystals grown in a PbO–PbF2, B2O3 flux. The observed structural modification is attributed to an extensional deformation of the lattice in the direction of crystal growth i.e. 〈110〉 or 〈112〉. It has been demonstrated that a growth surface exhibiting a structural deformation reverts to cubic symmetry on light abrasion. The lattice parameters of the crystals were determined, after elimination of any structural modification, from the angular separation of doubly diffracted beams. Measured values of the lattice parameters of the crystals studied covered the range 12.3752 to 12.3800 Å. No correlation was established between impurity concentrations in the crystals, for example lead and the rare earths, and the lattice parameter or the occurrence of a structural modification.

The thin films were prepared by reacting GaCl3 and NH3 and depositing on to single crystal silicon carbide substrates. The bulk gallium nitride was prepared by the conversion of single crystals of gallium arsenide using an intermediate oxide phase. The structural perfection of the gallium nitride material thus formed has been assessed using X-ray diffraction and electron diffraction techniques. Both methods of preparation produced single phase gallium nitride exhibiting a high degree of structural disorder.
