    Notes: Resonant interband tunneling diodes on silicon substrates are demonstrated using a Si/Si0.5Ge0.5/Si heterostructure grown by low temperature molecular beam epitaxy which utilized both a central intrinsic spacer and δ-doped injectors. A low substrate temperature of 370 °C was used during growth to ensure a high level of dopant incorporation. A B δ-doping spike lowered the barrier for holes to populate the quantum well at the valence band discontinuity, and an Sb δ-doping reduces the doping requirement of the n-type bulk Si by producing a deep n+ well. Samples studied from the as-grown wafers showed no evidence of negative differential resistance (NDR). The effect of postgrowth rapid thermal annealing temperature was studied on tunnel diode properties. Samples which underwent heat treatment at 700 and 800 °C for 1 min, in contrast, exhibited NDR behavior. The peak-to-valley current ratio (PVCR) and peak current density of the tunnel diodes were found to depend strongly on δ-doping placement and on the annealing conditions. PVCRs ranging up to 1.54 were measured at a peak current density of 3.2 kA/cm2. © 1998 American Institute of Physics.

    Notes: An x-ray area detector has been constructed that has the following capabilities: lower noise and/or higher spatial resolution than previous opto-electronic designs; higher spatial resolution and no significant countrate limitations as compared to multiwire designs; and capability of acquiring millisecond- or microsecond-wide snapshots of a kinetically evolving x-ray pattern. An important feature of the present detector is that all key components are commercially produced; this detector can readily be duplicated in other laboratories.

    Notes: Ge1−xCx/Si heterostructure photodiodes with nominal carbon percentages (0≤x≤0.02), which exceed the solubility limit, were grown by solid source molecular beam epitaxy on n-type (100) Si substrates. The p-Ge1−xCx/n-Si photodiodes were fabricated and tested. The p-Ge1−xCx/n-Si junction exhibits diode rectification with a reverse saturation current of about 10 pA/μm2 at −1 V and high reverse breakdown voltage, up to −80 V. A significant reduction in diode reverse leakage current was observed by adding C to Ge, but these effects saturated with more C. Photoresponsivity was observed from these Si-based p-Ge1−xCx/n-Si photodiodes at a wavelength of ≥1.3 μm, compatible with fiber optic wavelengths. External quantum efficiency of these thin surface-normal photodetectors was measured up to 2.2%, which decreased as the carbon percentage was increased. © 1998 American Institute of Physics.

    Notes: We demonstrate high-power InAsSb/InPAsSb laser bars (λ(approximate)3.2 μm) consisting of three 100-μm-wide laser stripes of 700 μm cavity length, with peak output power up to 3 W at 90 K, and far-fields for the direction perpendicular to the junction as narrow as 12° full width half maximum. Spectra and far-field patterns of the laser bars are shown to have excellent characteristics for a wide range of operating conditions, suggesting the possibility of even higher light power emission with good beam quality. Joule heating is shown to be the major factor limiting higher power operation. © 1997 American Institute of Physics.

    Notes: A tensile-strained five-step asymmetric coupled quantum well (FACQW) structure is proposed for large field-induced refractive index change without polarization dependence and redshift of the absorption edge. A strong exciton absorption peak is caused by electron-hole transitions between symmetric wave functions and antisymmetric wave functions with a small applied electric field. The field-induced refractive index change of strained the FACQW is larger by one order of magnitude compared to that of a rectangular quantum well and the difference in the refractive index change of TE and TM modes is under 2% when the operation wavelength is not at the absorption edge. © 1997 American Institute of Physics.

    Notes: Perovskite Ba0.5Sr0.5TiO3 thin films have been synthesized on (001) LaAlO3 substrates by pulsed laser ablation. Extensive x-ray diffraction, rocking curve, and pole-figure studies suggest that the films are c-axis oriented and exhibit good in-plane relationship of 〈100〉BSTO//〈100〉LAO. Rutherford backscattering spectrometry studies indicate that the epitaxial films have excellent crystalline quality with an ion beam minimum yield χmin of only 2.6%. The dielectric property measurements by the interdigital technique at 1 MHz show room-temperature values of the relative dielectric constant, cursive-epsilonr, and loss tangent, tan δ, of 1430 and 0.007 with no bias, and 960 and 0.001 with 35 V bias, respectively. The obtained data suggest that the as-grown Ba0.5Sr0.5TiO3 films can be used for development of room-temperature tunable microwave elements. © 1999 American Institute of Physics.

    Notes: Late Miocene platform carbonates from Nijar, Spain, have been extensively dolomitized. Limestones are present in the most landward parts of the platform, in stratigraphically lower units and topographically highest outcrops, suggesting that dolomitizing fluids were derived from the adjacent Nijar Basin. The dolomite crystals range from 〈10 to ≈100 μm existing as both replacements and cements. Na, Cl and SO4 concentrations in the dolomites range from 200 to 1700 p.p.m., 250–650 p.p.m., and 600–7000 p.p.m., respectively, comparable with other Tertiary and modern brine dolomite values, and also overlapping values from mixing-zone dolomites. Sr concentrations range between 50 and 300 p.p.m., and the molar Sr/Ca ratios of dolomitizing fluids are estimated to range between 7× seawater brine to freshwater ratios. The δ18O and δ13C of the dolomites range from −1·0 to +4·2‰ PDB, and −4·0 to +2·0‰ PDB, respectively. 87Sr/86Sr values (0·70899–0·70928) of the dolomites range from late Miocene seawater to values greater than modern seawater.Mixtures of freshwater with seawater and evaporative brines probably precipitated the Nijar dolomites. Modelled covariations of molar Sr/Ca vs. δ18O and Na/Ca vs. δ18O from these mixtures are consistent with those of the proposed Nijar dolomitizing fluids. Complete or partial dolomite recrystallization is ruled out by well preserved CL zoning, nonstoichiometry and quantitative water–rock interaction modelling of covariations of Na vs. Sr and δ18O vs. δ13C. The possibility of multiple dolomitization events induced by evaporative brines, seawater and freshwater, respectively, is consistent with mineral-mineral mixing modelling.The basin-derived dolomitizing brines probably mixed with freshwater in the Nijar Basin or mixed with fresh groundwater in the platform, and were genetically related either to deposition of the Yesares gypsum or the Feos gypsum. Dolomitization occurred during either the middle Messinian or the early upper Messinian. Nijar dolomitization models may be applicable to dolomitization of other late Miocene platform carbonates of the western Mediterranean. Moreover, the Nijar models may offer an analogue for more ancient evaporite-absent platform carbonates fringing evaporite basins.

    Notes: As one of the worst invasive weeds in the world, Mikania micrantha H. B. K. spread to southern China after 1910 but without any natural enemies. Since the 1980s it has started to spread and invade widely. The weed has caused significant damage to many ecosystems in Guangdong province in recent years. This paper reviews the research in China on this weed, including its description, history of introduction together with information from morphological and physiological studies. The distribution of this invasive plant in China has been mapped and is presented together with damage being caused and analyses of soil types infested. The measures taken by the Chinese government for prevention and elimination are also discussed. Chinese scientists are now looking for effective biocontrol options to deal with this deleterious plant. Several native insects, mites and fungi have been reported to be able to control the reproduction of this weed in China, but no natural control has been achieved. Cuscuta sp., a native autoecious vine has recently been shown to suppress the growth of M. micrantha. Three major causes for the massive spread of this weed in southern China are presented together with recommendations for future control activities.
