    Notes: Abstract The silicon carbide particles with solid fractal formed in an electric arc discharge plasma exhibit anomalous optical properties. In the 360–475 nm wavelength range, the level of light absorption in the fractal structures of silicon carbide is 15–30 times that in single-crystalline SiC samples.

    Notes: Abstract The main characteristics of room-temperature light-emitting diodes (λ=4.3 μm) based on InAsSbP/InAsSb/InAsSbP III–V semiconductor heterostructures with a variable-gap buffer layer are reported. An optical power P=0.85 mW was achieved with a pulse length of ∼5 μs and 1 kHz repetition frequency. Conditions for maximizing the power of the light-emitting diodes are indicated. An example is given of the use of these diodes to detect carbon dioxide using the 4.3 μm fundamental absorption band.

    Description / Table of Contents: Übersicht Ein parametererregter nichtlinearer Schwinger mit einem Freiheitsgrad wird untersucht. Solche Schwinger dienen als Modelle für verschiedene mechanische Systeme, z. B. für Platten und Schalen unter periodischer Belastung. Mit Hilfe der Theorie der Lyapunovschen Exponenten ist die Existenz chaotischer Bewegungen und eines seltsamen Attraktors festgestellt worden. Einige Schwierigkeiten bei der Anwendung des numerischen Verfahrens für die Lyapunovschen Exponenten werden diskutiert. Für verschiedene Werte des Erregungskoeffizienten wurden drei wichtige Zonen gefunden, in denen verschiedenes Langzeitverhalten des Systems stattfindet.
    Notes: Summary A single-degree-of-freedom nonlinear parametrically excited oscillator is considered. Such oscillators provide models for mechanical systems such as shells and plates under periodical load. Chaotic motions and a strange attractor are found to exist applying the theory of Lyapunov exponents. Some difficulties in practical application of the computational procedure for Lyapunov exponents are discussed. Three particular zones for different values of the excitation coefficient are shown to exist, with different type of long-term behavior.

    Notes: Abstract LEDs have been created that emit in the region of the fundamental absorption band of methane at a wavelength of 3.3 μm for fast-response gas analyzers. A continuous optical power of 0.13 mW (cw) is achieved, and the peak optical power is 2.2 mW (the pulsewidth is 50 0μs, and the inverse duty cycle is 1.6×102). The current dependence of the optical power on the pump-pulse parameters is studied, and the conditions are found under which the peak power of the radiation of the LEDs in the mid-IR region is maximized.

    Notes: Abstract The results of an investigation of the basic electric and power characteristics of 2.0-2.28 μm LEDs for spectroscopic measurements of nitrogen-containing molecules are reported. Room-temperature continuous-mode LEDs were produced from a double symmetric as well as nonsymmetric heterostructure based on the solid solutions GaInAsSb. Continuous-wave optical power ∼1.7 mW of the LED was achieved by optimizing the structure.

    Notes: Abstract The kinetics of structural relaxation in hydrogenated amorphous silicon (a-Si:H) deposited by various methods is investigated by differential scanning calorimetry. The experimental results are used to analyze the nature of the metastable states in a-Si:H and to investigate the relationship between structural relaxation and light-induced metastability (the Staebler-Wronski effect).

    Notes: Abstract The characteristic features of the continuous-wave lasing spectra near 3.3 µm of multimode InAsSbP/InAsSb/InAsSbP double-heterostructure diode lasers are shown. The observation of mode switching to longer and shorter wavelengths at cryogenic temperatures is reported. It is shown that suppression of the longitudinal side modes closest to the main mode results in large mode jumps in energy during mode tuning by current. The characteristics which were observed are explained by gain spectrum inhomogeneity due to spectral hole burning in narrow-gap semiconductors. The intraband charge-carrier relaxation times in the active region are estimated.

    Notes: Abstract High-power light-emitting diodes are demonstrated; they are characterized by a quantum efficiency of 5.5%, utilize a symmetric GaAlAsSb/GaInAsSb/GaAlAsSb double heterostructure, have a spontaneous-emission maximum at a wavelength of 1.94 μm, and operate in the temperature range from −80°C to +60°C. A continuous-wave optical power of 3.7 mW and a peak optical power of 90 mW in pulsed operation (τ∼1–5 ms, f=1 kHz) are attained at room temperature. The principal electrical and emission characteristics are given.

    Notes: Abstract A decrease in the lasing threshold with increasing temperature has been observed in InAs/InAsSbP laser heterostructures for the 2.7–2.9 μm spectral range at cryogenic temperatures (T=32–85 K). At temperatures below 50 K a negative characteristic temperature, T 0=−70 K, was obtained for the threshold current. Characteristics of the temperature dependence of the threshold current and the laser output power were investigated.
