Oxidation von SiliciumcarbidDas Oxidationsverhalten von mono- und polykristallinem Siliciumcarbid unterschiedlichen Gefüges und mit unterschiedlichen Gehalten an Verunreinigungen wurde in Sauerstoff, Luft und Sauerstoff + Wasserdampf bei 1050 bis 1400°C untersucht. Mit Hilfe von klassischen Techniken zur Bestimmung der Oxidationskinetik und zur Analyse der Morphologie wurden die Natur und die Zusammensetzung der Zunderschichten bestimmt, um den Oxidationsmechanismus zu ermitteln. Ergänzende Tests umfaßten sukzessive Oxidation in 16O2 und 18O2 sowie Oxidationen nach Implantieren von 29Si und 13C mit anschließender SIMS-Analyse. Es wurde gezeigt, daß das Wachstum des SiO2-Zunders durch die Sauerstoffdiffusion im Gitter bestimmt wird, wobei die Sauerstoffdiffusion durch Sauerstoff-Leerstellen verursacht wird. Kohlenstoff liegt im SiO2-Zunder in elementarer Form vor (C-C-Bindungen); das Wachstum der Zunderschicht wird nicht durch die Diffusion von CO oder SiO nach außen bestimmt. Blasen auf der äußeren Zunderoberfläche sind durch Bor bedingt.

The oxidation behaviour of SiC monocrystalline and polycrystalline samples differing by their structure and the impurity content, was studied in O2, in air and in O2 + H2O atmospheres, between 1050 and 1400°C.Classical techniques for determining the oxidation kinetics and for analyzing the morphology, the nature and the composition of the scales were used. In order to determine the oxidation mechanism, complementary tests were also made: they mainly consisted in successive oxidations in 16O2, 18O2, or 29Si and 13C implantations, followed by SIMS analyses.It was shown that the SiO2 scale growth is controlled by lattice oxygen diffusion, the defect responsible for the oxygen diffusion are oxygen vacancies. Carbon in the silica scale is in an elementary form (C-C bonds), and neither CO or SiO outward diffusion are a rate controlling process for the scale growth. Bubbles on the outer surface of the scale are due to the presence of boron.
