    Notes: Using specially prepared structures, we have observed emission from a layer of direct-gap "monitor" material placed between the p-contact layer and p-cladding layer of a conventional 670 nm GaInP laser diode at room temperature. This observation provides direct evidence for electron leakage through the p-cladding layer in these devices. Furthermore, although emission from the quantum well and waveguide core both pin above threshold, indicating that the Fermi levels clamp throughout the active region, the monitor emission continues to rise above threshold. This is characteristic of a drift component to the leakage current, which we have confirmed by a simulation of the carrier transport processes through the cladding layer with and without drift. © 1999 American Institute of Physics.

    Notes: By placing a direct-gap monitor layer (or collector) in the p-cladding layer of red-emitting AlGaInP laser diode structures, we have studied the transport of electrons through this layer by observation of spontaneous emission. Pulsed optical excitation superimposed on cw electrical injection has been used to determine the delay time between optical injection of carriers into the well and radiative recombination from the monitor pit. Computer simulations using measured values of minority carrier lifetime for the well and monitor layer show that the transit time for electrons through the p-cladding layer correspond to an electron mobility of 160 cm2/V s. © 1999 American Institute of Physics.

    Notes: Mössbauer measurements were made on LaNi4.7Sn0.3 at room and liquid nitrogen temperatures. Experimental data yielded a singlet at room temperature and a doublet at liquid nitrogen temperature. Spectra of the hydrided sample yielded a doublet at liquid nitrogen temperature with an increase in the quadrupole splitting compared to the unhydrided spectra, but no change in the isomer shift. These data indicate that there is no significant interaction between the tin and the hydrogen. The magnetic character remained the same down to liquid nitrogen temperature as evidenced by the Mössbauer data. X-ray diffraction measurements on the hydride showed an expanded lattice with the same structure as found for the unhydrided sample. A decrease in particle size was observed upon hydriding.

    Notes: Exposure of 25-μm films of polyimide and polyamideimide to high doses (〉 1015/cm2) of energetic ions (energy ≥ 100 keV) resulted in physical and chemical modification of the film surface. Cross-section microscopy revealed damaged layers extending beyond the projected ion range; conductivity in this damaged layer was found to be as high as 103ω-1 cm-1. Surface conductivity was found to be a function of ion energy and dose, with an exponential energy dependence from 200 to 900 keV. The temperature dependence and thermal stability of the surface conductivity were determined.

    Notes: In a close packed dispersion, a drop experiences forces from the surrounding drops which affect its shape and rate of coalescence. The geometry is complicated, but a simple model which may help clarify the phenomenon is that of a drop trapped between two horizontal surfaces under the action of an applied force.The differential equations governing the shape of the surface of such a drop have been solved numerically and the predicted drop dimensions checked experimentally by applying known forces to a drop and recording the shape photographically.

    Notes: The effect of applied force, drop volume, and physical properties on the rate of thinning of the draining films above and below a drop trapped between two horizontal surfaces has been examined theoretically and experimentally. The variation in film thickness with position and time has been obtained photographically and from capacitance measurements. The observed rate of film thinning may be predicted by the simple uniform film model with one immobile surface and, surprisingly, decreases when the applied force and drop volume increases.

    Notes: The in vitro calcifiability and molecular weight dependence of calcification of the polypentapeptide, (L · Val1-L· Pro2-Gly3-L · Val4-Gly5)n, which had been γ-irradiation cross-linked have been determined when exposed to dialyzates of normal, nonaugmented fetal bovine serum. The material was found to calcify: calcifiability was found to be highly molecular weight dependent and to be most favored when the highest molecular weight polymers (n ≈240) had been used for cross-linking. The in vivo biocompatibility, biodegradability, and calcifiability of the γ-irradiation cross-linked polypentapeptide were examined in rabbits in both soft and hard tissue sites. The material was found to be biocompatible irrespective of its physical form and to be biodegradable but with n of 200 or less it was not shown to calcify or ossify in the rabbit tibial nonunion model.

    Description: A method is presented to improve the quantitative determination of dopant concentration in semiconductor nanowire (NW) arrays using secondary ion mass spectrometry (SIMS). SIMS measurements were used to determine Be dopant concentrations in a Be-doped GaAs thin film and NW arrays of various pitches that were dry-etched from the same film. A comparison of these measurements revealed a factor of 3 to 12 difference, depending on the NW array pitch, between the secondary Be ion yields of the film and the NW arrays, despite being identically doped. This was due to matrix effects and ion beam mixing of Be from the NWs into the surrounding benzocyclobutene that was used to fill the space between the NWs. This indicates the need for etched NWs to be used as doping standards instead of 2D films when evaluating NWs of unknown doping by SIMS. Using the etched NWs as doping standards, NW arrays of various pitches grown by the vapour-liquid-solid mechanism were characterized by SIMS to yield valuable insights into doping mechanisms.
