    Notes: To understand surface reaction dynamics in III–V compound semiconductor growth, we have developed an apparatus to study both surface chemical reactions and epitaxial growth. This apparatus has double supersonic III and V compound molecular beam cells and an analytical chamber with a rotatable differentially pumped liquid-nitrogen-cooled quadrupole mass spectrometer to measure angular and time-of-flight distribution of reflected beams. It also has reflection high-energy electron diffraction to analyze surface structures. Tertiarybutylarsine beam energies of 1.6 eV were obtained for He, 0.22 eV for Ar, and 0.06 eV for Xe seeding. An organometallic molecular beam of translational energy is varied over a wide range, enabling source molecules to be brought to a well-defined epitaxial surface in well-characterized ways. High-purity GaAs layers were grown by alternatively supplying triethylgallium and tertiarybutylarsine molecules to the analytical chamber. Our apparatus bridges the gap of studies between epitaxial growth and surface chemical reactions. Dynamic measurement on the growth surface revealed a number of interesting reactions not ordinarily observed on well-defined surfaces. © 1999 American Institute of Physics.

    Notes: Inelastic scattering of neutrons has been used to study the magnetic excitations in Fe-doped Mn3Si at 7 K. Mn3Si is an incommensurate antiferromagnet with magnetic Bragg points of the form (h,k,l)±(δ,δ,δ) with δ=0.425. Its magnetic excitations are qualitatively similar to those of the γ-Mn alloys, or of the itinerant antiferromagnet, chromium. The addition of 5 at. % of iron causes the value of δ to change to 1/2, so that the material becomes a commensurate antiferromagnet, greatly simplifying the shape of the excitation spectrum. In addition the low Néel temperature (23 K) permits measurements to be extended to energies of several times kTN. Constant energy scans through a magnetic Bragg point are qualitatively consistent with the spin-wave dispersion relation forming a "cone'' around the magnetic Bragg point. Low-energy scans (1 meV≤ΔE≤4 meV) are centered on the Bragg point and flat-topped, while at higher energies (5 meV≤ΔE≤15 meV) the peak is clearly resolved as double. A fit using a damped-harmonic oscillator cross section suggests that the slope of the dispersion relation increases with energy, and that the excitations are highly damped.

    Notes: The quadratic nonlinear optical coefficient in the AlGaAs system has been systematically measured as a function of the alloy composition at the fundamental wavelength of 1.064 μm by the method of reflected harmonics. The harmonic waves from the thin-film samples are analyzed considering various interferences including multiple reflections. The experimental results show a reduction of the magnitude of the second-harmonic coefficient with increasing Al content in the AlGaAs system. This tendency is consistent with Miller's rule.

    Notes: Millimeter-wave imaging systems in the frequency range of 70–140 GHz have been developed for diagnostics of magnetically confined plasmas. The 70 GHz imaging system successfully measures time evolutions of both radial and axial profiles of line density and electron cyclotron emission (ECE) in a tandem mirror. The imaging system is being installed in Large Helical Device (LHD) at the National Institute for Fusion Science. In order to cover the frequency range of the second harmonic ECE on LHD, a new detector using monolithic microwave integrated circuit technology has been designed and fabricated. The detector consists of the integration of a receiving antenna, a down-converting mixer diode, and an intermediate frequency amplifier on a GaAs substrate chip. The heterodyne response up to 10 GHz was confirmed at 70–140 GHz. The optical system consisting of an ellipsoidal mirror and a flat mirror was designed by using a ray-tracing code and evaluated experimentally at 140 GHz. © 2001 American Institute of Physics.

    Notes: We report on the design of ion-implanted propagation tracks with a 2-μm period. Reducing cell size causes increased drive field and margin degradation due to adjacent loop interaction. We investigated the effect of ion-implanted layer properties on these problems. Using conventional photolithography, we fabricated propagation tracks on YSmLuCaGeFeO films with 0.5–0.7 μm bubble diameters by triple implantation of hydrogen and neon ions. After implantation, we exposed the wafers to argon plasma to increase the implantation-induced anisotropy field change (ΔHk), then coated them with rf-sputtered SiO2 film. We next annealed the coated wafers at temperatures ranging from 350 °C to 450 °C. To investigate the effect of the implanted layer thickness and its ratio to LPE film thickness, we proportionally varied the energies of triple implantation at a constant dose. The interaction between adjacent loops and the minimum drive field decreased as the implanted layer thickness decreased. Furthermore, we found that we could reduce the difference in bias field margin between the ion-implanted track and the Permalloy track by decreasing the implanted layer thickness without margin loss. This makes possible to realize high density hybrid devices. A minimum drive field of 38 Oe and bias margin of 68 Oe at a quasi-static drive field of 50 Oe have been obtained. Although the required drive field was larger than that of 4-μm-period tracks, we believe it can be reduced by optimizing LPE film properties and implantation conditions. Inside and outside turns, necessary in folded minor loops, have been successfully designed. Details of designs, including pattern shapes, will be discussed.

    Notes: A new scheme for characterizing the quadratic optical nonlinearity of thin films grown on opaque substrates is proposed and demonstrated. This involved the measurement, as a function of the film thickness, of second-harmonic waves reflected from a film surface. The d36 coefficient of a ZnSe-on-GaAs film is estimated by this method to be 33±7 pm/V at the fundamental wavelength of 1.06 μm, which agrees reasonably well with the known value for the bulk crystal.
