    Description: An experiment was carried out in the fields of the Agronomy Field Laboratory, Bangladesh Agricultural University, Mymensingh, Bangladesh to determine the impact of common carp (Cyprinus carpio) and tilapia (Oreochromis niloticus) culture on arthropod population, zoobenthos and weeds of rice field. The treatments were: (1) rice combined with mono sex tilapia, (2) rice combined with common carp, (3) rice combined with a mixed culture of mono sex tilapia and common carp and (4) rice alone. It was observed that tilapia significantly reduced the number of arthropods, green leafhoppers and white leafhoppers in the rice-fish production systems. Benthos analysis revealed significant effects of fish culture on the abundance of molluscs, oligochaete worms and chironomid larvae. Lowest number of benthos was obtained in the treatments with common carp and significant reduction of the weed biomass was observed, especially in the tilapia containing plots. Based on the results of the study it can be suggested that common carp may play an important role in controlling of benthic organisms, while tilapia might be more effective to control terrestrial arthropods and weeds.

    Notes: The quality of interfaces regrown by organometallic chemical vapor deposition is evaluated from the electrical characteristics of In0.53Ga0.47As/InP p-n heterojunction diodes. The I-V curves are undistinguishable from those of junctions obtained by continuous growth, with ideality factors η≈1.1 and no observable contribution from interface recombination in the measured current range. An upper limit of 200 cm/s is obtained for the interface recombination velocity. The results show that high-quality interfaces can be obtained in spite of prior air exposure. The technique can be used for the realization of regrown heterojunction bipolar transistors.

    Notes: Selective in situ meltback of V-groove channels followed by liquid phase epitaxial regrowth of a modulation-doping AlGaAs layer is used to produce a two-dimensional electron gas on a patterned GaAs substrate. The in situ meltback patterning of the substrate forms channels made up of definite crystallographic planes. Characterization of the two-dimensional electron gas by magnetotransport measurements in a tilted magnetic field at 4.2 K confirms that the electron gas exists on all the planes that comprise the channels. Since the regrowth surface is exposed neither to air nor chemical etchants, this technique holds promise of producing high quality interfaces on patterned GaAs.

    Notes: A two-dimensional electron gas is created on the sidewalls of V grooves etched into a GaAs substrate, using the regrowth by liquid phase epitaxy of an n-AlGaAs modulation-doping layer. The two-dimensional electron gas is characterized by magnetotransport measurements. The dependence on the magnetic field orientation of the Shubnikov–de Haas oscillations shows unambiguously that the two-dimensional electron gas is on the sidewalls, not on the top of the mesas or the bottom of the grooves.

    Notes: Selective area growth (etching) by low-pressure organometallic chemical vapor deposition (LP-OMCVD) is utilized to intentionally modulate the local growth (etch) rate by choosing the pattern of dielectric-masked areas, thereby defining III-V semiconductor structures in situ. This technique is applied to tune the emission wavelength of a GaAs/AlGaAs quantum well structure, and to obtain InP/InGaAs superlattice structures tapered in thickness with growth rate increases as high as 800%, suitable for integrated optics applications. In contrast, selective deposition by organometallic molecular beam epitaxy (OMMBE) does not produce growth rate enhancements, thereby preventing similar in situ definition schemes but allowing to integrate structures with optimized nominal thicknesses.

    Notes: We demonstrate the fabrication of an InGaAs/InP heterojunction bipolar transistor (HBT) with a reduced base-collector overlap area using selective epitaxy techniques. The process uses planarizing growth by chloride-transport vapor-phase epitaxy (VPE) to create a buried subcollector layer, followed by selective regrowth by organometallic VPE. The quality of the regrowth over the planarized substrates is evident from the dc characteristics of the HBT which show an ideality factor η=1.05 for the base-emitter junction.

    Notes: Summary Ketamine-anesthetized Sprague-Dawley rats were exposed in H orientation to far-field 9.3-GHz continuous-wave (CW) and pulsed (2 µs, 500 pps) radiofrequency radiation (RFR) at average power densities of 30 and 60 mW/cm2 (whole-body average specific absorption rates of 9.3 and 18.6 W/kg, respectively). Irradiation was conducted to cyclicly increase colonic temperature from 38.5 to 39.5° C. Colonic, tympanic, and subcutaneous temperatures, ECG, blood pressure, and respiratory rate were continuously recorded during experimentation. At both power densities, the subcutaneous and tympanic temperature increases significantly exceeded the colonic temperature increase. At both exposure levels, heart rate increased significantly during irradiation and returned to baseline when exposure was discontinued. Blood pressure and respiratory rate did not significantly change during irradiation. There were no significant differences between the effects of CW and pulsed RFR exposure. The levels of subcutaneous heating and heart rate change were greater, and the times required to achieve and to recover from a 1° C colonic temperature increase were longer than in previous studies conducted at 2.8 GHz. Results of these studies indicate that the carrier frequency used during irradiation markedly affects the pattern of heat distribution and the physiological responses of RF-irradiated animals.

    Notes: Summary To compare the effects of ketamine anesthesia and mild restraint on microwave-induced thermal and cardiovascular changes, sixteen Fischer 344 rats were irradiated in two states:1) unanesthetized, restrained, and2) ketamine-anesthetized (150 mg/kg, I.M.). Individual animals were exposed in H orientation to far-field continuous-wave 2.8-GHz microwaves. Irradiation was conducted at a power density of 60 mW/cm2 (whole-body average specific absorption rate of 14.4 W/kg) to cyclicly increase colonic temperature from 38.5 to 39.5° C. Colonic and subcutaneous temperatures, aortic blood pressure, and heart rate were continuously monitored. The time required for colonic temperature to increase 1° C was significantly longer in the anesthetized state; however, the time to return to baseline was similar under both conditions. Heart rate and blood pressure significantly increased during irradiation in the unanesthetized state, but remained virtually unchanged in the anesthetized state. The subcutaneous temperature increase during exposure was significantly greater in the anesthetized state. The differences in responses of anesthetized and mildly restrained animals should be considered when conducting experiments on thermoregulatory responses to microwave irradiation.

    Notes: Summary Ketamine-anesthetized Sprague-Dawley rats were exposed in both E and H orientations to far-field 2.45-GHz continuous-wave radiofrequency radiation (RFR) at a power density of 60 mW/cm2 (whole-body average specific absorption rate of ∼ 14 W/kg). Intermittent exposures were performed in both orientations in the same animal to repeatedly increase colonic temperature from 38.5 to 39.5° C. Tympanic, subcutaneous (sides toward and away from RFR source), and colonic temperature, ECG, arterial blood pressure, and respiratory rate were continuously recorded. The pattern of heat distribution within the animal and the physiological responses were significantly different between E-and H-orientation exposure. Irradiation in E orientation resulted in greater peripheral and tympanic heating, while irradiation in H orientation resulted in greater core heating. Heart rate and blood pressure increased significantly during irradiation and returned to baseline levels when exposure was discontinued; the increases were significantly greater in E than in H orientation. Respiratory rate increased significantly during irradiation in H, but not in E orientation. The physiological responses could have been influenced by the different levels or rates of subcutaneous and tympanic heating, or the differential between core and peripheral heating during E- and H-orientation irradiation. These results suggest that, when interpreting results of RFR exposure, animal orientation during irradiation must be considered.
